Which Temperature-Sensitive Components Are Suitable for Soldering with Low-Temperature Solder Wire?

Our production line testing has found that when using Sn42/Bi58 low-temperature solder to replace traditional 63/37 Solder Wire for soldering 0201 packaged MLCCs, the reflow peak temperature can be reduced from 235°C to 170°C, which not only avoids cracking of the ceramic dielectric layer due to thermal stress, but also maintains the solder joint thrust above 120mN. However, if the temperature is further lowered to 160°C, the proportion of poor wetting rises to 7.3% and cold solder joints increase, indicating that the process window is actually very narrow, and coordinated adjustments must be made to the furnace temperature profile and stencil aperture.

For chip tantalum capacitors, the applicability of low-temperature solder wire depends more on the type of Flux. We once used the same Sn42/Bi58 low-temperature solder with RMA rosin core for manual iron touch-up soldering, and after completing the soldering at an iron tip temperature of 320°C, 11% of the samples showed excessive leakage current during the aging test. After switching to a weak organic acid (WOA) flux, this proportion dropped to 1.8%. It can be seen that the matching degree between flux corrosivity and low-temperature solder is more important than simply looking at the melting point, especially in power modules that operate in high-humidity environments for long periods, where residual ion content must be strictly controlled.

LED beads, especially white light devices with flip-chip COB structures, are extremely sensitive to heat. Their gold-tin eutectic pads are prone to abnormal intermetallic compound growth when continuously heated above 180°C for more than 3 seconds, leading to forward voltage drift. However, using 0.3mm diameter low-temperature solder wire with a constant temperature iron for spot soldering at 150°C can control the heat conduction path within 200μm of the pad edge. After 1000 hours of high-temperature and high-humidity testing, the measured light attenuation was only 2.1%, far better than the 8.7% of the ordinary solder wire solution.

The CSP package solder ball pitch of CMOS image sensors is generally less than 0.4mm. Local overheating during reflow can cause micro-bump collapse or silicon substrate warpage. By combining low-temperature solder wire with a nitrogen-protected reflow oven, we stabilized the peak temperature at 165±2°C under an atmosphere with oxygen content below 100ppm, successfully reducing the solder joint bridging rate from 0.42% of the conventional process to 0.07%, and the AOI false alarm rate also decreased by 35%. This shows that low-temperature solder is not an isolated parameter; it must be embedded in a complete thermal management strategy to deliver value.

The copper foil thickness on flexible FPC is usually only 12μm to 18μm. Ordinary solder wire soldering can easily cause substrate blistering or pad peeling due to uneven heat conduction. After switching to low-temperature solder wire containing 0.3% silver, not only is the melting point maintained at 138°C, but the wetting speed on thin copper foil is also improved. Measured under the condition that the iron dwell time is shortened to 1.2 seconds, a complete meniscus can still be formed, while avoiding PI film yellowing. This improvement has been stably operating for more than 18 months in the assembly of automotive camera modules.
