Our production line processes Solder Paste models for more than 20 different customers every day. The most direct way to distinguish lead-free solder from Leaded Solder Paste is to check the RoHS certification mark on the batch label, and then judge by the color of the Flux residue. After reflow, the residue of leaded solder paste is light amber and slightly transparent, while the residue of lead-free solder paste is yellowish-white, hazy and prone to crusting. This is because the tin-silver-copper alloy in lead-free solder has a stronger oxidation tendency, and the flux formulation must match a higher activation temperature and longer active maintenance time.
The difference in the printing process can immediately expose the problem. When printing leaded solder paste with the same set of stencil, a squeegee pressure of 5.5 kg and a speed of 35 mm/s are enough to form a full pad. But after switching to lead-free solder, if the pressure is not increased to 7.2 kg and the speed is reduced to 28 mm/s, edge drawing and central voids will appear. The root cause is that lead-free solder has high viscosity and poor thixotropy, and the oxide film on the surface of the solder paste particles is thicker, requiring greater shear force to complete plastic deformation and demolding separation.
Adjusting the reflow oven temperature profile is not simply raising the peak temperature, but resetting the entire section. The liquidus temperature of leaded solder paste is 183°C, and the peak temperature is usually set at 215±5°C, with a time above the liquidus of 60±10 seconds being sufficient. However, the liquidus temperature of lead-free solder jumps to 217°C, so we must push the peak temperature to between 235 and 245°C, while ensuring that the time above the liquidus is stable at 90 to 120 seconds. Otherwise, the solder joints at the bottom of QFN are extremely prone to cold soldering. Once this window period is compressed below 70 seconds, the AOI missed detection rate will increase by three orders of magnitude.
The stencil aperture cannot copy the leaded scheme. For 0402 components, the aperture can be designed at a 1:1 ratio to the pad when using leaded solder paste, but when switching to lead-free solder, it must be enlarged by 8% to 10%. This is because lead-free solder has slow wetting and spreading and low climbing height. If the aperture is not enlarged, insufficient solder paste volume will cause the tombstoning rate to soar. We tested a batch of 0603 resistors at the Dongguan factory without enlarging the aperture, and the tombstoning defect rate directly jumped from 0.02% to 1.8%.
The cleaning process must also change accordingly. Leaded solder paste can meet the standard by rinsing twice at room temperature with a hydrocarbon-based cleaning agent. However, the rosin-based flux residue from lead-free solder has a high degree of cross-linking, so it must be cleaned at 60°C with heating and an additional ultrasonic oscillation step. Otherwise, the ion contamination test will exceed the standard three consecutive times. Especially for the residue in the gaps at the bottom of BGA, cold cleaning cannot penetrate at all.
One final reminder: do not blindly trust the "compatible" solder paste claimed by suppliers. Last week, we just removed all the solder paste from a production line because a certain brand was labeled "leaded/lead-free dual-mode", but 0.3% of the leaded batch was mixed during line change, resulting in whisker short circuits in the entire batch of automotive ECU boards after high-temperature aging. The density of micro-short-circuit points detected by X-ray scanning was as high as 4.7 per square centimeter. This kind of cross-contamination is more fatal than parameter deviation.
