Q

What is the melting temperature of solder paste?

A
Different alloy solder pastes have different melting temperatures. Leaded Sn63Pb37 eutectic paste has an 183℃ melting point and a reflow peak of 210~225℃; lead-free SAC305 paste has a 217℃ melting point and a reflow peak of 240~250℃; Sn99.3Cu0.7 paste has a 227℃ melting point and a reflow peak of 250~260℃; low-temperature bismuth-based paste has a 138℃ melting point and a reflow peak of 160~180℃. The melting temperature refers to the alloy's melting point; the actual reflow temperature should be 30~50℃ above it to fully melt the solder. Refer to the manufacturer's datasheet for the exact values.

The melting temperature of Solder Paste is mainly determined by its alloy composition. The common 63Sn/37Pb solder paste has a melting point of approximately 183°C, while lead-free solder paste such as SAC305 (Sn96.5Ag3.0Cu0.5) has a melting point between 217 and 220°C. In actual production, precise control is required according to the temperature profile of the Reflow Soldering equipment.

During production line operation, the melting temperature of solder paste not only affects the soldering quality, but also directly relates to the thermal stress tolerance of components. Excessively high temperatures may damage sensitive components such as BGA packages or ceramic capacitors, while insufficient temperatures may result in cold solder joints or incomplete solder joints.

The melting temperature of solder paste also needs to be comprehensively considered in combination with factors such as the printing process, Flux activity, and pad design. For example, high-activity flux may achieve wetting at lower temperatures, but it will increase the difficulty of residue cleaning. Therefore, it is necessary to balance process requirements and cost-effectiveness.

In practical applications, the melting temperature of solder paste is usually measured by a thermal analyzer and matched with the temperature profile of the reflow oven to ensure that the solder joints can fully wet after melting and form good connections, while avoiding material degradation caused by overheating.

For procurement personnel, when selecting solder paste, it is necessary not only to pay attention to its melting temperature range, but also to understand its thermal stability, storage conditions, and compatibility with specific equipment, to ensure the stability and consistency of the process flow.

In the SMT process, precise control of the melting temperature of solder paste is a core link to ensuring product yield. Any deviation may cause batch defects, so it must be achieved through strict process verification and process monitoring.

The melting temperature of solder paste is also affected by environmental factors. For example, fluctuations in workshop temperature or poor heat dissipation performance of equipment will cause the actual melting temperature to deviate from the theoretical value. Therefore, it is necessary to regularly calibrate the equipment and optimize the working environment.

The melting temperature of solder paste is a core parameter in the soldering process. Its selection and control need to be combined with material characteristics, equipment performance, and production requirements to achieve efficient and stable soldering results.
