After the mixed panel was fed into the SMT line, small 0201 resistors exhibited batch tombstoning, while QFN devices on the same panel suffered from poor wetting. The root cause was excessive thermal response differences between units, which caused the Solder Paste melting time window to be severely misaligned with the actual peak temperature arrival time. The solution was to first measure the temperature rise curve at the center point of each unit using thermocouples, then reverse-engineer the reflow profile for the entire board based on the slowest heating unit, extend the soak zone by 30 seconds, and lower the peak temperature by 5°C. The key preventive measure is to test the actual temperature distribution of three representative boards using KIC or TAP before every changeover.
On the same panel, solder ball residue was abundant in the thick board area, while a large number of solder splashes occurred in the thin board area. This phenomenon stems from the fact that when the thickness difference exceeds 0.4 mm, the thermal conduction rate difference exceeds 35%, resulting in inconsistent volatilization stages of the Flux in the solder paste. The practical solution is to attach a 0.3 mm copper foil carrier to the back of the thick board area before reflow to improve thermal conductivity, reduce the heating slope of the second preheat zone from 1.8°C/s to 1.2°C/s, and switch to a medium-activity solder paste with 68.5% solid content to match the wide solvent evaporation window. The key preventive measure is to require the thickness difference between thick and thin boards to be controlled within 0.3 mm during the mixed panel design stage.
The solder void rate of CHIP components at the edge of the panel exceeded 35%, while it was only 8% in the central area. This is caused by excessive local cooling rate due to rapid heat dissipation at the edges. The reason is that the edges are greatly affected by air volume during chain transport. The practical solution is to add air curtain baffles in the first two stages of the reflow oven cooling zone to reduce wind speed, enlarge the openings at the edge units on the stencil by 8% overall to compensate for solder volume loss, and raise the cooling start temperature from 217°C to 225°C. The key preventive measure is to use X-ray to spot-check the void ratio of 5 resistors of the same model at the edge and center respectively for the first article of each batch.
After mixing an FR4 sub-board with large-area copper foil and a high-frequency PTFE sub-board, the solder joints on the former appeared gray, while the latter exhibited a wetting angle >90°. The problem arises because the thermal diffusion coefficients of the two substrates differ by 4.2 times, causing the decomposition timing of the solder paste activator to be completely misaligned under the same reflow profile. The practical solution is to use a dual-zone stencil, enlarge the openings in the PTFE area by 12% and match it with rosin resin-containing solder paste, reduce the openings in the FR4 area by 5% and use no-clean solder paste. The reflow profile needs to insert a 195°C constant temperature section at the end of the soak zone for 45 seconds. The key preventive measure is to confirm whether the glass transition temperature difference between the two boards is less than 20°C before mixing.
When the panel contains an aluminum substrate unit, the heat sink on its back causes the reflow peak temperature to be 22°C lower than that of the FR4 unit, directly resulting in an insufficient IMC layer thickness of less than 1.8 μm on the LED solder joints of the aluminum substrate. The reason is that the aluminum substrate has a large heat capacity and the bottom metal heat dissipation path is not blocked. The practical solution is to fully cover the back of the aluminum substrate with a high-temperature resistant silicone pad (thermal conductivity 1.2 W/m·K) and install a special graphite carrier, while increasing the power of the last two heating zones of the reflow oven by 15%. The key preventive measure is that thermocouples must be separately arranged for the aluminum substrate unit to monitor the actual board surface temperature instead of relying on the oven cavity set value.
