Silver-containing Solder Wire and SAC305 Solder Paste are not inherently mutually exclusive in conventional SMT production lines, but their compatibility highly depends on the matching degree of the Flux system and the synergy of thermal history. We once encountered a customer who used 3.0% silver-containing solder wire with low-activity rosin-based SAC305 Solder Paste, and experienced continuous insufficient wetting on 0.4mm pitch QFN devices. The root cause was that the solder paste residue covered the pads and hindered the interfacial diffusion during solder wire melting. The problem disappeared immediately after switching to SAC305 solder paste with moderate organic acid activation.
The peak reflow temperature must be precisely controlled within the range of 235℃±2℃. If it is lower than 232℃, insufficient solder wire melting will result in cold solder joints; if it is higher than 237℃, it will accelerate the abnormal growth of the IMC layer (Cu6Sn5) between the copper substrate and solder joints. We measured at a factory in Dongguan and found that when the peak temperature rose to 239℃, the solder joint shear force attenuated by 18.7% after 72 hours of high-temperature and high-humidity aging, while the 235℃ group only decreased by 4.2% under the same conditions.
Printing parameters and solder wire feeding rhythm must be dynamically coupled. For example, when the solder paste printing thickness is set to 130μm, if the solder wire diameter is 0.6mm and the wire feeding speed exceeds 1.8m/min, local heat accumulation will cause solder ball splashing at the pad edge. At this time, the squeegee pressure must be synchronously reduced to 4.5kg and the reflow soaking zone extended by 12 seconds to balance flux volatilization and metal melting rate.
If the silver content of the solder wire exceeds the 3.0% silver baseline of SAC305 itself by too much, for example, using 4.5% silver-containing solder wire, although it theoretically improves strength, it will instead induce brittle cracking of solder joints in actual wave soldering repair scenarios. This is because excessive silver promotes the segregation of silver-rich phase (Ag3Sn) at grain boundaries. We once had to rework 12K ECU motherboards in batches for this reason at an automotive module production line in Huizhou.
The cleaning process also needs to be re-evaluated. After silver-containing solder wire melts, the residual halogen ion concentration is about 35% higher than that of pure solder wire. If the original weakly alkaline water-based cleaning agent for SAC305 solder paste is still used, it will cause excessive ionic contamination on the PCB surface. It is necessary to switch to a composite chelating cleaning solution with a pH value of 9.2±0.3 to meet the IPC-J-STD-001 Class 3 standard.
One final reminder: all verification must be based on cross-testing of SAC305 solder paste from the same brand batch and silver-containing solder wire from the same furnace number. Even if different suppliers have the same nominal composition, the thermal decomposition temperature of their organic carriers may differ by ±8℃, and this difference is sufficient to cause continuous cold solder joint defects on high-speed placement lines.
