Fine-Pitch Chip SMT Soldering: Solder Paste Viscosity and Printing Process

A
Fine-pitch ICs have small lead spacing; choose a high-thixotropy, fine-powder paste with moderate viscosity that does not flow after printing. Use a thin stencil sheet with reduced apertures and polished walls to ensure clean release. Keep squeegee pressure steady, lower print speed to improve filling. Keep shop temperature stable so paste viscosity does not drift with temperature. Place components soon after printing to avoid surface skinning, reducing frequent defects like bridging.

At 3 a.m., the production line suddenly triggered an alarm and stopped. AOI continuously captured QFN48 packaged devices with a soaring bridging defect rate of 12%. We immediately shut down the line, took out the boards, and observed them under a stereomicroscope. We found filamentous Solder Paste residue between the pads, along with obvious solder paste trailing at the corresponding positions on the stencil. This indicates that the solder paste failed to break in time under the shear of the squeegee, and low viscosity was the direct cause. The solder paste had just been taken out of the refrigerator that day and was put into use on the machine without sufficient temperature recovery, resulting in an actual viscosity 35% lower than the nominal value, far below the recommended range of 220±30 Pa·s for this model.

During on-site emergency handling, we did not immediately replace the material. Instead, we first placed the current solder paste jar in a 25°C constant temperature chamber to stand for 45 minutes. Simultaneously, we fine-tuned the squeegee angle of the printing machine from 60° to 65° and reduced the squeegee pressure from 5.2 kg to 4.6 kg. After using a viscometer to measure that the apparent viscosity of the solder paste rebounded to 218 Pa·s, we restarted production. The first article verification showed that the bridging rate dropped to 0.3%. However, at this point, we must simultaneously notify the warehouse to suspend the distribution of the same batch of solder paste and initiate batch traceability, because this batch number has had insufficient low-temperature temperature recovery for three consecutive weeks.

The fundamental solution must penetrate into the full lifecycle management of solder paste. The temperature control chain from solder paste outbound to machine operation cannot rely on operator experience judgment. We installed a temperature recorder with audible and visual alarms at the refrigerator outlet, setting that the surface temperature of the solder paste must be ≥20°C at outbound before it is allowed to be scanned and released. Meanwhile, a real-time viscosity compensation module was added to the printing machine's feeding system. When it detects that the solder paste pumping resistance drops beyond the threshold, it automatically reduces the squeegee speed by 0.8 mm/s and reminds to add Flux thinner. This change has stabilized the printing first-pass yield of fine-pitch chips above 99.7% in the following three months, and the CPK value increased from 0.91 to 1.42.

The key to long-term prevention lies in breaking the disconnection between solder paste suppliers and line processes. We mandate that each batch of solder paste must be accompanied by a measured rheological curve graph upon delivery, highlighting the yield value and thixotropic index under the two working conditions of 25°C/50°C. When the yield value of a certain batch of solder paste at 50°C is lower than 85 Pa, it is judged as insufficient high-temperature stability. Such solder paste is strictly prohibited for fine-pitch chips with a pitch below 0.4 mm. Last year, two batches of Domestic Solder Paste were rejected for this reason. Although the procurement cost increased by 3.2%, the soldering open circuit rate of QFP100 devices was reduced from 0.8‰ to 0.12‰.

The most overlooked factor in the workshop is the impact of stencil tension attenuation on the solder paste transfer rate. When the same solder paste is printed on a new stencil and an old stencil that has been used 3000 times, the actual solder deposition deviation can reach 18%. Therefore, we changed the stencil lifespan from a fixed 5000 times to dynamic monitoring. After each cleaning, a laser tension meter is used for actual measurement. When the tension value is lower than 38 N/cm², it is mandatory to scrap the stencil. This action reduced the standard deviation of the void rate of BGA0.8 mm ball pitch devices by 40%. The Solder Paste Viscosity parameters must be bound and calibrated with the current stencil status; never apply new stencil parameters to old stencil production.

Finally, we need to correct a common misconception. Many engineers believe that the longer the solder paste stirring time, the better. In fact, excessive stirring will damage the oxide film on the surface of the metal powder particles and cause the active components of the flux to decompose in advance. Through DOE verification, we found that for the Sn96.5Ag3.0Cu0.5 system solder paste, after mechanical stirring exceeds 120 seconds, the viscosity decay rate accelerates by 2.3 times. Therefore, all solder paste mixers are now equipped with an electronic timing locking device that automatically cuts off power when the time is up. About 27% of solder bridging faults can be traced back to human-induced overtime stirring. Improving this detail can increase the first-pass soldering yield of fine-pitch chips by at least 0.6 percentage points.
