Solder Paste Viscosity and thixotropic index are not isolated parameters, but core indicators that jointly determine the shear flow behavior of Solder Paste under the squeegee. Section 4.3.1 of IPC-J-STD-005 explicitly requires that the apparent viscosity of solder paste at 25°C shall be between 200–800 Pa·s, and the thixotropic index (i.e., η0.3rpm/η30rpm) shall not be lower than 0.75. This value is derived from statistical regression of failure cases at more than 200 OEM plants. When the value is below 0.65, insufficient edge rebound of the solder paste occurs after printing, with obvious solder fillet drawing and bridging between adjacent pads visible under a microscope; the incidence rate increases by 3.2 times, especially in dense areas of 0201 and 01005 components. When the value is above 0.95, the yield value of the solder paste is too high, causing it to fail to release stress in time at the moment of demolding, resulting in top collapse of the solder paste or residue at the bottom of the stencil aperture. In this case, even if SPI inspection passes, cold solder joints or tombstoning still occur after reflow.
Field measurement must strictly follow the standard method of IPC-TM-650 2.5.1.2, using a Brookfield LVDV-II+ with a CP-52 cone-and-plate rotor, and a constant-temperature water bath to maintain 25.0±0.2°C. First, shear at a constant speed of 0.3 rpm for 60 seconds to obtain the low-shear viscosity η0.3rpm, then immediately switch to 30 rpm and shear for 60 seconds to obtain the high-shear viscosity η30rpm. The interval between the two measurements must not exceed 15 seconds, otherwise the structural recovery of the solder paste will lead to an artificially high thixotropic index. A certain customer A once failed to implement this time constraint, misjudged the batch as qualified, and caused batch BGA open solder joints, with rework costs exceeding 170,000 yuan. At the same time, it is strictly prohibited to use a rotational viscometer instead of a cone-and-plate viscometer, because the former has an error of ±18% in the low-shear region, far exceeding the IPC-allowed limit of ±5%.
In daily production line control, the attenuation of solder paste viscosity and thixotropic index is not linear. For every 1 hour of exposure to air after opening, the thixotropic index decreases by an average of 0.035, mainly due to the volatilization of rosin-based Flux and solvent migration. Therefore, the principle of "calibration immediately upon opening" must be implemented. Complete baseline testing and record the ambient temperature and humidity before first use, and retest every 4 hours thereafter. If a single decrease exceeds 0.08 or the total decrease of two consecutive tests exceeds 0.12, the can of solder paste is judged to be invalid and must not be used even if it is still within the shelf life. Last year, an EMS plant in East China skipped the third retest, resulting in a 9.7% wetting defect rate for QFN devices on 1,200 motherboards. The final traceability found that the thixotropic index had dropped to 0.58.
Stencil tension and squeegee pressure must be dynamically matched with the solder paste viscosity and thixotropic index. When the measured viscosity is in the high range of 650–800 Pa·s, the squeegee pressure needs to be synchronously increased to 0.45–0.55 MPa, otherwise the CV value of the printing thickness will exceed the 15% upper limit allowed by IPC-A-610 Class 2. When the thixotropic index is lower than 0.70, the stencil tension must be reduced from 45 N/cm to 38–40 N/cm, otherwise the solder paste cannot fully fill the bottom of the aperture under high-speed printing, and X-ray shows that the solder paste volume is reduced by more than 22%. An automotive electronics customer once failed to make this linkage adjustment, and cold solder joints occurred in three consecutive batches of IGBT modules when using high-viscosity lead-free solder paste. FA confirmed that the main cause was incomplete wetting of the solder paste on the copper substrate.
Improper rewarming operation will directly destroy the initial state of the solder paste viscosity and thixotropic index. All refrigerated solder paste (usually stored at 0–10°C) must be left to stand in a constant-temperature room for a full 4 hours before opening. If it is opened early and the body temperature of the solder paste is not confirmed to have reached 25±1°C with a thermo-hygrometer, condensation water will mix in the moment the can is opened, causing the thixotropic index to drop sharply by 0.15–0.20. This moisture contamination cannot be eliminated by stirring and can only be scrapped. We once witnessed with our own eyes at a factory in Shenzhen that a can of low-temperature solder paste worth 8,600 yuan was scrapped entirely because the warehouse keeper illegally took it out early.
