Key Points for Solder Paste Soldering Compatibility with ENIG Gold-Plated PCB Boards

ENIG gold-plated PCB boards in SMT production lines often suffer from cold solder joints and poor wettability due to nickel layer oxidation, abnormal gold layer thickness, or mismatched solder paste activity. Solder paste compatibility must take into account both the intermetallic compound growth window of ENIG solder paste and the PCB surface condition, with key control over the flux acid value, active temperature range, and metal powder sphericity in the solder paste to avoid excessive metallographic dissolution or insufficient IMC formation.

Eutectic solder has stable welding forming and is not prone to semi-molten state

Eutectic solder exhibits excellent forming stability in SMT reflow soldering. Since its solidus and liquidus temperatures coincide and its melting range is zero, it can avoid the common semi-molten state defects of traditional non-eutectic solder, significantly reducing the risks of cold solder joints, tombstoning, and poor wetting. It is especially suitable for mass production processes of high-density fine-pitch devices such as 0201 and 0.3mm pitch QFN.

SMT Placement of 01005 and BGA Precision Components with High Placement Accuracy Requirements

When SMT mounting 01005 and BGA precision components, extremely high placement accuracy is required. It is necessary to simultaneously control the nozzle vacuum stability, visual system calibration error, PCB thermal deformation, and solder paste collapse state. Any slight deviation will cause batch defects such as tombstoning, cold solder joints, and solder bridges. Actual measurements on the Jiajinyuan production line show that a placement offset exceeding 25 μm for 01005 devices leads to a 37% increase in open circuit rate after reflow. Poor coplanarity of BGA solder balls is directly related to placement pressure fluctuations exceeding 0.3 N.

Long Tack Force of Solder Paste: Preventing Component Drop-off During Long-term SMT Downtime

High-tack solder paste effectively addresses solder paste collapse, component misalignment, and even component drop-off issues on SMT production lines caused by planned downtime, equipment failures, or line changeovers by enhancing the initial adhesion strength and high-temperature tack retention of surface-mount solder paste. It is particularly suitable for ultra-small components such as 0201 and 01005, as well as double-sided reflow processes. Its tack can be maintained for more than 4 hours at room temperature and remains stable in a 60°C environment, avoiding the significant tack decay that occurs in traditional solder paste after only 1.5 hours of downtime.

Differences in Parameters and Viscosity Between Machine Stirring and Manual Stirring of Solder Paste

The stirring method of solder paste directly affects its viscosity stability and printing yield. Machine stirring accurately reproduces the process window through three parameters: rotation speed, time, and load. In contrast, manual stirring, with uncontrollable force, frequency, and direction, easily leads to high dispersion of solder paste viscosity. Actual measurements show that for solder paste from the same batch, the viscosity fluctuation range after machine stirring is controlled within ±150 Pa·s, while that after manual stirring can reach ±400 Pa·s. This difference is directly reflected in the stencil aperture filling rate and the incidence of solder joint bridging.

SMT Defect BGA Void Problem Localization: Two-way Investigation from Materials and Processes

BGA voiding is a typical SMT defect that directly affects device heat conduction and solder joint reliability. Production line data from Jiajinyuan shows that a void rate exceeding 25% triggers batch rework. Based on real retrospective cases, this paper conducts a two-way investigation from four key dimensions: solder paste activity degradation, deviations in stencil aperture design, peak temperature fluctuations in the reflow profile, and insufficient nitrogen purity, clarifying the coupling relationship between material batch anomalies and printing parameter drift.

Optimization of QFN Soldering Stencil Apertures to Improve Wetting Effect of Bottom Pads

Poor wetting of the bottom pad during QFN soldering often leads to cold solder joints or voids. By changing the stencil aperture from the conventional 1:1 to a 0.92:1 trapezoidal scaling design, JJY significantly improves the solder paste transfer rate without increasing the amount of solder. Combined with the coordinated control of squeegee pressure at 0.45 MPa and speed at 45 mm/s, the wetting area of the QFN soldering bottom pad is increased from 68% to 91%, and the measured solder joint void rate is below 12%.

Insulation Leakage Issue Caused by Flux Residue after Reflow of No-Clean Solder Paste

If excessive flux remains after solder paste reflow soldering, especially between high-density PCBs or fine-pitch components, ionic contamination can easily form, leading to reduced insulation resistance, excessive leakage current, or even short-circuit failures. Although no-clean solder paste is nominally specified as not requiring cleaning, the active components of its flux residue, when coupled with moisture on the board surface, can still significantly degrade surface insulation performance.

Control of OSP Board Soldering Production Line Dwell Time to Avoid Coating Failure

The control of the dwell time of the OSP board welding production line is directly related to the chemical stability and solderability of the OSP film layer. If the exposure time of the PCB from the spray OSP treatment to before reflow soldering exceeds 48 hours, or if it stays in a high-temperature and high-humidity environment (such as RH > 60%, T > 25°C) for more than 24 hours, the film layer is prone to hydrolysis and oxidation, which will cause the solder joint void rate to increase by more than 12% and the wetting angle to increase to more than 45°. Actual measurements on the Jiajinyuan production line show that this problem accounts for 67% of the solder bridging defects in OSP board welding.
