During ODM solder R&D for a German automotive radar module, we found that the voidage of conventional SAC305 on 0.4mm-pitch BGA generally exceeded 8%, while the customer's acceptance standard was strictly capped at 3%. This forced us to make parallel adjustments from three directions: alloy ratio, activator carrier, and metal powder morphology. Ultimately, by adding trace nickel to inhibit excessive growth of Cu-Sn IMC, adopting bimodal particle size distribution powder to improve Solder Paste slump consistency, and matching a slow-release organic acid Flux system, we stably reduced the voidage to below 2.6%, and the X-ray sampling pass rate reached 99.8% for three consecutive months.
Low-temperature soldering is not simply lowering the melting point, but maintaining sufficient wetting force and interfacial bonding strength in the 210℃~220℃ range. In ODM solder R&D for a domestic ventilator main control board, we precisely controlled the Bi content at 2.8%±0.1%, which not only avoids the risk of brittle phase precipitation near the Sn-Bi eutectic point, but also ensures that the wetting angle is less than 25° at a peak temperature of 218℃ in a nitrogen environment. The average thrust test value after reflow reached 4.3N, a 12% improvement over the customer's original material. Crucially, no cleaning is required after SMT placement, and the ion contamination level of no-clean residues is below 0.5μg/cm² NaCl equivalent.
High oxidation resistance is not achieved by piling up antioxidants to inflate indicators, but by blocking the chain oxidation reaction on the tin powder surface at the source. During on-site comparison at an EMS factory in East China, we found that the viscosity of conventional solder paste increased by 18% after 4 hours of opening, while the viscosity fluctuation of the Custom Solder paste did not exceed 5% within 72 hours under the same temperature and humidity. This is attributed to the precise control of the tin powder passivation layer thickness at 3.2nm±0.3nm, combined with the synergistic passivation mechanism of benzotriazole and mercaptobenzothiazole in the flux, which makes the shear-thinning behavior of the solder paste more stable during squeegee rolling. The print release rate increased from 92.4% to 99.1%, with a particularly significant improvement in printing yield for 0201 and 01005 components.
All formula adjustments are based on more than 2000 reflow cycle verifications on JiajinYuan's own pilot line, without relying on third-party data endorsement. Before each batch of solder leaves the factory, DSC thermal analysis, laser diffraction particle size distribution testing, and a 72-hour accelerated oxidation test simulating production line environment are mandatory. Customers can directly put it into production without secondary adaptation, because the parameters have already been embedded into their SPI and AOI judgment logic.
