Solder Paste Countermeasures for Soldering Warpage of Thin PCB Boards

Solder Paste Countermeasures for Soldering Warpage of Thin PCB Boards

Thin PCBs (thickness ≤0.6mm) exhibit warpage during Solder Paste soldering. The root cause is that the stress mismatch between the substrate's coefficient of thermal expansion and the copper foil and solder paste joints is amplified, while factors such as excessively fast viscosity decay of the solder paste, delayed volatilization of Flux residues, and low metal powder packing density exacerbate this imbalance. During continuous tracking of 12 batches of 0.4mm thick FR-4 boards on an automotive module production line in Dongguan, we found that the warpage rate reached as high as 18.7% when using conventional Sn96.5Ag3.0Cu0.5 solder paste, but dropped to 3.1% after switching to thin-board solder paste with 90.5% metal content and a thixotropic index of 5.2.

The rheological properties of the solder paste must match the flexible deformation capability of thin boards. A high thixotropic index ensures that the solder paste does not collapse under the squeegee and does not slip after demolding, while maintaining stable solder joint shape in the early stage of reflow, avoiding local stress concentration caused by solder paste flow. We once analyzed 32 sets of data with Minitab and confirmed that for every 0.3 increase in thixotropic index, the warpage pass rate of 0.5mm boards increased by an average of 2.4 percentage points. However, if it exceeds 5.8, it is prone to causing stencil clogging and insufficient solder, so it must be synchronously verified in combination with stencil aperture size and squeegee pressure.

The flux system for thin-board solder paste must balance low-temperature activation and rapid volatilization. In ordinary solder paste, rosin-based solvents do not volatilize sufficiently in the 150℃ soaking zone, and the sudden vaporization of residues during the peak temperature stage will lift the edge of the pad. After switching to a flux compounded with n-propanol and isoamyl alcohol, the measured TGA curve shows that its 50% mass loss temperature is advanced to 132℃. By coordinating with lowering the soaking zone end temperature from 150℃ to 142℃, warpage defects can be reduced by 41%.

Controlling the heating ramp rate during solder paste soldering is more important than the peak temperature. Thin boards have small heat capacity and fast heat transfer. If the heating rate in the preheating section is >2.0℃/s, the board surface temperature difference easily exceeds 15℃. At this time, even if the solder paste itself has low stress, it is difficult to offset the thermal stress. We require all thin-board production lines to reduce the chain speed by 12% and control the oxygen concentration within 100ppm under a nitrogen atmosphere. This can not only delay the oxidative crusting of the flux, but also make the solder paste melt more uniformly, avoiding warpage caused by local sudden melting.

Printing parameters must be recalibrated when the solder paste is changed. For the same 0.4mm board, setting the squeegee angle to 60° is acceptable when using traditional solder paste, but after switching to high-thixotropy thin-board solder paste, it must be adjusted to 52°~54°, otherwise insufficient solder paste shear force will lead to incomplete filling. If the demolding speed is >25mm/s, it is easy to drag out solder filaments at the pad edge. These tiny deviations are not easily detected in AOI inspection, but will erupt in the form of hidden warpage after reflow. Therefore, at least three rounds of first-article soldering verification must be performed and board bending data recorded every time the solder paste model is changed.
