Optimization of QFN Soldering Stencil Apertures to Improve Wetting Effect of Bottom Pads

Optimization of QFN Soldering Stencil Apertures to Improve Wetting Effect of Bottom Pads

Insufficient wetting of bottom pads during QFN soldering is a frequent abnormality on production lines. We found that after printing the same model of PCB with stencils from different batches, AOI inspection showed that the Solder Paste coverage fluctuation of the bottom pads reached 23%, and X-ray scanning further confirmed that voids were concentrated in the central pad area, which indicates that the root cause of the problem is not the reflow profile or solder paste selection, but the mismatch between the geometric accuracy of the stencil aperture and the solder paste release behavior.

The 0.3mm thick laser-cut stencil provided by JiajinYuan adopts trapezoidal apertures instead of traditional rectangular ones, with the long side scaled to 0.92 times the pad size and the short side scaled to 0.94 times. This asymmetric scaling makes the solder paste more likely to spread along the long axis of the QFN pad under the shear force of the squeegee, while avoiding excessive extrusion on the short side that causes the solder paste to shift toward the device body side. Under the environment of 25℃ room temperature and 45%RH humidity, the measured transfer rate of this structure is stable at 89.6%, which is 7.3 percentage points higher than that of the original 1:1 aperture.

The squeegee parameters must be adjusted in linkage with the stencil aperture. If the original 0.55MPa pressure is maintained with the new stencil, excessive pressure will instead cause the solder paste to be over-extruded into the gap at the bottom of the QFN encapsulation body, forming a false wetting appearance. Therefore, we simultaneously reduced the squeegee pressure to 0.45MPa and increased the printing speed from 35mm/s to 45mm/s, so that the shear stress and Solder Paste Viscosity reach a dynamic balance. Under the microscope, the edge of the solder paste is clear without burrs, and the surface is in a uniform matte state.

The nitrogen flow rate in the reflow stage needs to be controlled at 12L/min with an oxygen content ≤100ppm. Excessive flow rate will disturb the surface tension of the molten solder, which instead weakens its ability to climb toward the bottom pad. After using the new stencil, we found that if the nitrogen flow rate exceeds 15L/min, the wetting height of the QFN central pad decreases by 0.08mm, which is directly related to the accelerated regeneration rate of the solder surface oxide film.

The stencil cleaning frequency must match the attenuation cycle of solder paste activity. After continuous printing of 28 pieces with JiajinYuan SN63-Pb solder paste, the thickness of residue in the stencil apertures reaches 4.7μm. At this time, even if the aperture size remains unchanged, the actual effective through-hole rate has decreased by 19%. Therefore, we mandatorily set a rule to stop the machine every 25 pieces to wipe the bottom surface of the stencil with non-woven fabric + alcohol, and use a 30x magnifier to confirm that there is no blockage in the QFN corresponding area.

The final verification adopts a JEDEC standard board for IPC-A-610E Class 3 visual inspection. Among 120 QFN devices, the pass rate of bottom pad wetting area increased from 68% before optimization to 91%, and the average X-ray void area ratio decreased from 18.4% to 11.7%. Moreover, all devices had no solder joint cracking after 500 cycles of -40℃/125℃ temperature shock, which proves that this stencil aperture optimization scheme still maintains structural stability under thermal stress conditions.
