RoHS Solder is not just conceptual packaging; it is a material that JiajinYuan's production line actually runs through reflow ovens every day. It must completely eliminate the six categories of restricted substances—lead, cadmium, mercury, hexavalent chromium, polybrominated biphenyls, and polybrominated diphenyl ethers—without reducing welding strength; otherwise, it cannot enter the designated secondary supplier lists of Konka, TÜV Rheinland, and NARI Technology. Last year, an entire batch of our tin-silver-copper alloy was rejected due to cadmium content exceeding 0.002%, and the rework cost directly consumed 47% of that month's process improvement budget.
Composition control must be locked at atomic-level precision
JiajinYuan uses ICP-MS to perform full-element scanning on each batch of RoHS solder, closely monitoring whether cadmium is mixed into recycled Tin Ingots, whether lead comes from recycled copper base materials, and whether mercury is adsorbed on rubber pallets during transportation. Because even 0.001% cadmium segregation can induce grain boundary embrittlement of solder joints after reflow, while lead residue exceeding 0.1% will cause the microcrack propagation rate of lead-free solder joints to accelerate 3.6 times during -40℃ thermal shock.
The process window is much narrower than that of traditional leaded solder
When using RoHS solder, the ramp-up rate in the preheating zone must be controlled between 1.2~1.8℃/s; otherwise, the rosin-based Flux in the Solder Paste will carbonize prematurely before it can fully activate, leaving black coke residue at the stencil openings. In a certain 5G base station module production run, we set the ramp-up rate to 2.1℃/s, resulting in consecutive three batches of BGA bottom bridging. After stopping the line for adjustment, we found the coke residue thickness reached 8.3μm, far exceeding JiajinYuan's internal control limit of 4.5μm.
Solder joint reliability cannot be judged solely by thrust data
Although the shear strength of RoHS solder joints can reach above 22.4MPa, what is more critical is the stability of the IMC layer after 1000 temperature cycles between -55℃/125℃. We used FIB-SEM cross-section observation and found that JiajinYuan's SN100C solder still maintained a dense columnar structure of the Cu6Sn5 phase after cycling, while a competing product under the same conditions already showed obvious void aggregation, which is directly related to the early failure probability of automotive radar modules in high-temperature and high-humidity environments.
Storage and material issuance processes are highly prone to hidden risks
After opening, RoHS solder must be stored in a nitrogen cabinet at 25℃ with humidity ≤30%RH; otherwise, if the moisture absorption rate exceeds 0.15%, tin bead splattering will occur during reflow. We once placed an unsealed solder paste box by the workshop window, and by that afternoon, we found an average of 12.7 tin beads with diameter >35μm distributed around each 0201 resistor solder joint. The AOI false alarm rate soared to 18.3%, forcing us to temporarily switch to vacuum-packaged batches.
