Reflow of High Heat Dissipation PCB, Improvement Solution for Solder Paste Solder Voids

A
High-heat-dissipation boards absorb heat quickly, leaving local cold spots where flux does not fully evaporate, forming voids. Choose a low-void, fine-powder paste. Extend the reflow preheat and ramp slowly to minimize board-to-board temperature spread. Reflow in nitrogen with tight control of dew point and oxygen content. Optimize stencil apertures for even paste distribution. Bake PCBs ahead to remove moisture, check voiding by X-Ray, and adjust the profile step by step to reduce void defects on BGA and similar components.

Why is the void rate of solder joints on high-heat-dissipation PCBs with thick copper layers often over 30%, while that on ordinary FR-4 boards is only around 8%? The fundamental reason is that the large heat capacity of the copper layer causes local temperature rise to lag, resulting in insufficient volatilization of the Flux in the Solder Paste and gas being trapped inside the molten solder. In practice, the stencil aperture area ratio must be reduced from the conventional 0.78 to 0.65–0.72, while the squeegee pressure must be increased from 4.5 kg to 6.2 kg to compensate for the adsorption and drag of the copper substrate on the solder paste. The key preventive measure is to use X-ray to spot-check the void distribution at the bottom of BGA on the first piece of each shift; if a single point exceeds 25%, immediately stop the line to recheck the reflow profile.

Why are voids severe on the central heat sink pad while the surrounding small pads are qualified on the same high-heat-dissipation PCB? This is because the copper thickness in the heat sink area reaches over 4 oz, causing excessively fast heat conduction, which makes the solder joints melt and collapse prematurely before the reflow peak, preventing flux gas from escaping. The solution is to apply step-type thinning treatment to the stencil in this area: use a 0.12 mm thick stencil directly above the heat sink pad, 0.15 mm thick in the surrounding transition zone, and 0.18 mm thick in the further extended 1 mm area. This is combined with lowering the reflow oven Zone 4 temperature by 12°C to extend the molten holding time. The key preventive measure is to use a coordinate measuring machine before each changeover to verify that the stencil step thickness tolerance is controlled within ±0.005 mm.

Why does the void rate increase by 5 percentage points after using no-clean solder paste? This is because the rosin carrier of this solder paste has high viscosity and a narrow decomposition temperature range; during the rapid heating process of high-heat-dissipation PCBs, it is sealed by the solder before it can crack. The practical solution is to switch to a medium-temperature solder paste (T4 grade) containing carboxylate activators, whose flux releases via broad-peak decomposition in the 155–178°C range. This is combined with reducing the Zone 2 heating slope of the reflow oven from 1.8°C/s to 1.3°C/s. The key preventive measure is that each batch of solder paste must be put into production within 24 hours after opening, and the storage environment humidity must be controlled below 30%RH to prevent moisture absorption and expansion.

Why do voids still exceed the standard under nitrogen protection? This is because the actual nitrogen purity is only 98.2% rather than the 99.99% displayed on the equipment; residual oxygen reacts with the organic acids in the solder paste to form non-volatile oxides, blocking gas escape channels. A secondary palladium membrane purifier must be installed at the nitrogen inlet, and the measured oxygen content must be included in SPC control. Meanwhile, the furnace pressure is set to +12 Pa to inhibit reverse gas infiltration. The key preventive measure is to take three measurements daily during the morning shift using a portable oxygen analyzer at the sampling port at the end of the furnace body; if the data exceeds 0.03%, immediately switch to the backup gas source.

Why do voids worsen after increasing the stencil cleaning frequency? This is because the ultrasonic cleaning machine power was adjusted to 120 W, causing lattice distortion in the micropores of the nickel stencil, which leads to micro-tearing during solder paste release and leaves fibrous flux residue. The solution is to switch to 40°C constant-temperature megasonic cleaning, with the frequency fixed at 0.8 MHz and a single cleaning time strictly limited to 180 seconds. The key preventive measure is to spot-check the sidewall roughness of the stencil apertures with an electron microscope after every 20 cleanings; if the Ra value exceeds 0.21 μm, the stencil is scrapped.

Why does a 0.3 m/min fine adjustment of the reflow oven conveyor speed cause batch voids? This is because the thermal response time of high-heat-dissipation PCBs is 4.7 seconds longer than that of standard boards, and the originally set Zone 3 holding time of only 62 seconds is insufficient to complete full flux decomposition. The dwell time in each temperature zone must be recalculated based on the measured thermal time constant of the PCB copper thickness. For example, for a 4 oz copper board, Zone 3 needs to be extended to 78 seconds, and the Zone 4 peak time is synchronously extended to 45 seconds. The key preventive measure is to use a KIC profiler to measure the thermocouple curves at different positions on 5 boards before each new model is introduced; if the maximum temperature difference exceeds 1.8°C, initiate reflow profile zone compensation calibration.
