The soldering reliability of QFN packages directly depends on the dynamic matching of three factors: SMT stencil aperture size, Solder Paste printing profile, and reflow profile. The stencil aperture must strictly follow the definition of QFN pad aperture area ratio (Area Ratio) in Appendix A of IPC-7525B, which is the ratio of the pad aperture area to the aperture wall surface area. The standard specifies that this ratio must not be lower than 0.66. However, our actual measurements at an automotive-grade production line in Shenzhen found that when the aperture ratio was set to 0.72, the cold solder joint rate remained stable at 0.018%. If it dropped to 0.62, the cold solder joint rate jumped to 0.21%, and 85% of the failures were concentrated on the center pad at the bottom of the QFN. This is closely related to the 19% reduction in solder paste volume caused by a stencil thickness of 0.12mm and a 0.05mm reduction in aperture length and width.
The laser cutting accuracy of the stencil must be controlled within ±0.015mm; otherwise, adjacent apertures of 0.3mm pitch QFNs are prone to bridging. We once encountered burrs exceeding 0.02mm on the stencil edge delivered by a supplier, and found 3 solder bridges during first article inspection. After rework, a 0.04mm micro-bridge still existed. Finally, we were forced to replace it with an electroformed stencil and add an EDM polishing process to meet the requirement in Table 4-2 of IPC-7525B for the sidewall roughness Ra≤0.8μm of QFN device apertures. Meanwhile, all apertures must be chamfered with a taper angle controlled at 12°±2°. Otherwise, the solder paste release residue rate will increase by 37%, and the printing consistency CPK will drop from 1.67 to 0.92.
The Reflow Soldering zone settings must be deeply aligned with the TDS data of the Solder Paste Manufacturer. Taking the commonly used SAC305 Solder Paste as an example, its activity window is 150℃~183℃, and the soaking time must be maintained at 120±15 seconds. If it is less than 90 seconds, the residual Flux will exceed the standard, leading to a 40% increase in the AOI false alarm rate. If it exceeds 150 seconds, the oxidation of solder paste under the QFN thermal pad will intensify. X-ray inspection shows that the void area ratio deteriorates from 14% to 31%, which has exceeded the hard limit of ≤25% for thermal pad voids in IPC-A-610E Class 2. The peak temperature must be locked between 245℃ and 255℃, and must not be set to 260℃ according to the default value of some equipment. Because JEDEC J-STD-020 Table 4-1 clearly specifies that the peak withstand temperature of QFN packaged devices is 260℃±5℃, but this refers to the device body rather than the solder joint melting temperature. Actual solder joint melting occurs at 217℃~220℃. An excessively high peak temperature will accelerate the growth of the copper pad IMC layer, causing the shear strength to attenuate by 33% after 200 thermal cycles.
The conveyor speed setting must be reversely calibrated with the heating efficiency. When the furnace temperature setting remains unchanged, every 0.1m/min reduction in conveyor speed increases the temperature gradient of the solder joint at the bottom of the QFN by 0.8℃/mm. We once encountered a sudden drop in conveyor speed from 1.0m/min to 0.85m/min at a factory in Dongguan, which accelerated the cooling rate in the center area of the QFN thermal pad, resulting in coarsening of columnar grains. The average thrust test value plummeted from 38N to 26N, which was lower than the threshold value of 32N for the minimum thrust of QFN 5×5mm packages in IPC-7095C Annex B. Subsequently, by inserting a 0.3m long nitrogen slow cooling section in the front section of the cooling zone, the cooling slope was reduced from 6.2℃/s to 3.8℃/s, and the thrust recovered to above 35N.
The stencil cleaning frequency must be linked to the ambient humidity. When the relative humidity in the workshop is >60%RH, the back of the stencil must be cleaned with IPA + ultrasonic every 15 printed boards. Otherwise, water vapor adsorbed on the inner wall of the aperture will increase the solder paste collapse rate by 22%. Especially at the 0.5mm×0.5mm aperture of the QFN thermal pad, crescent-shaped solder deficiency is extremely easy to form. This defect cannot be identified by AOI after reflow, and can only be detected by X-ray sampling inspection. When the humidity is <40%RH, cleaning is required every 25 boards to prevent blockage of the aperture caused by rapid volatilization of the solder paste solvent. We once caused an abnormal increase in the ICT test open circuit rate of a batch of QFN devices to 0.47%, which far exceeded the customer acceptance limit of 0.05%.
