QFN Void Rate Standards: How Solder Paste Materials Help Reduce Voids

A
If nitrogen purity is low and oxygen content high, solder and pads keep oxidizing at high temperature, overloading the paste flux and causing poor wetting and cold joints. Oxidation products increase, joints turn dull and rough, and BGA/QFN voiding rises. Secondary oxidation of the powder inside the paste also generates solder balls. For high-reliability products, monitor oxygen content and dew point, and check the nitrogen equipment regularly so purity swings do not degrade an entire PCB lot.

The void rate of QFN device solder joints is no longer a laboratory parameter, but a hard threshold for production line throughput. Consumer customers generally accept a void rate of ≤15%, but AEC-Q200 certification projects explicitly require the void area ratio of a single solder joint to be ≤5%, and any solder joint exceeding the standard among the four pads of the same device is judged as batch rejection. This standard transition forces Solder Paste Manufacturers to reconstruct the Flux system from an "optional upgrade" to a "mandatory iteration". When we switched three types of Solder Paste at a TWS earphone factory last year, we found that merely lowering the rosin softening point by 12°C reduced the average QFN void rate by 3.8 percentage points, but the prerequisite was that the reflow peak temperature was simultaneously increased by 15°C and the time above the liquidus was extended to 68 seconds.

Nitrogen protection is penetrating from high-end automotive electronics production lines to mid-range power module production lines, not because of cost reduction, but because domestic nitrogen generators have achieved a dew point control accuracy of -60°C, making the annual operating cost of a single SMT line 470,000 yuan lower than that of the liquid nitrogen scheme. However, when the nitrogen purity fluctuation exceeds 99.95%, voids are instead aggravated. This is because residual oxygen competes with the oxide film on the surface of the solder powder, leading to local wetting failure. When we were debugging at a power supply factory in Dongguan, we found that after the nitrogen flow rate suddenly increased from 25L/min to 32L/min, the QFN void rate rose by 1.2% instead of decreasing. The root cause is that the airflow disturbance destroyed the capillary structure before the solder paste collapsed, so newly launched equipment is now required to be equipped with a dynamic flow buffer tank.

Reducing voids in solder paste no longer relies on single-component improvement, but is achieved through the synergistic ratio of rosin derivatives, organic acid activators, and high-boiling solvents. A certain Japanese solder paste increased the amount of nonylphenol polyoxyethylene ether by 0.7wt%, reducing the solvent escape rate in the 150°C holding zone by 23%, allowing the solder paste to maintain sufficient viscosity to support the growth of intermetallic compounds at the edge of the QFN pad. However, this formula will experience an increase in solder balls within 30 minutes after printing in an environment with humidity >65%RH, so it must be paired with a workshop environmental humidity closed-loop control system; otherwise, the void rate improvement effect will be completely offset by the risk of solder ball short circuits.

The impact of stencil aperture shape on QFN void rate is being reassessed. Traditional circular apertures lead to insufficient solder volume on the center pad of 0.3mm pitch QFNs, while the improved "racetrack-shaped + central micro-protrusion" aperture increases the solder paste volume by 18%. However, if the solder paste thixotropic index is <4.2, trailing after the squeegee will occur. We verified with two printing machines of different brands and found that the void rate of solder paste with a thixotropic index of 4.5 was stable at 7.3% on domestic printing machines, but rose to 9.1% on imported equipment. The reason is that the fluctuation of the squeegee pressure of the latter by ±0.03mm triggered a shift in the critical point of the solder paste yield stress.

The soaking zone setting of the reflow oven temperature profile is shifting from a "temperature plateau" to "time window" management. A certain German customer canceled the 165°C constant temperature zone and instead used a ramp heating from 155°C to 168°C, allowing the flux decomposition gas to be directionally discharged before the solder melts. This adjustment reduced the QFN thermal pad void rate from 12.4% to 4.9%, but simultaneously increased the tombstoning rate of 0201 components by 0.15%. Therefore, the vacuum value of the mounter nozzle must be fine-tuned from -65kPa to -58kPa to compensate for the difference in thermal stress. This cross-process linkage optimization has become a standard practice for leading EMS factories.

A viscosity fluctuation >800cP between solder paste batches has triggered an automatic line stop mechanism. This is not due to improved equipment accuracy, but because after the QFN pad dimensional tolerance is compressed to ±0.015mm, small changes in viscosity directly alter the shear stress distribution during printing demolding. We tracked data from 12 suppliers and found that for solder paste with a thixotropic recovery time >30 seconds, the standard deviation of the QFN void rate expanded to 2.3% after continuous printing of 200 pieces, while the standard deviation for batches with a recovery time <18 seconds remained ≤0.7%. Therefore, IQC inspection now includes thixotropic recovery time as a mandatory first-article inspection item, rather than only measuring the initial viscosity.
