The pad size of 01005 components is only 0.25mm × 0.125mm, so Solder Paste printing must match Type 7 ultra-fine powder solder paste; otherwise, solder paste tends to accumulate at the edges of stencil openings and insufficiently fill the center of pads. Our on-site measurement at an automotive-grade production line in Dongguan found that when using JJY J-01005 solder paste with a 0.10mm thick laser-cut stencil, the consistency of solder paste volume under a microscope reached ±8.3%, while after switching to ordinary Type 6 solder paste under the same parameters, the solder deficiency rate soared to 21.6%. Printing parameters must be tightened synchronously: the squeegee angle must be stabilized between 55° and 60°. An angle below 52° will cause solder paste trailing and induce bridging between adjacent pads, while an angle above 63° will cause solder paste to squeeze out of the stencil aperture walls due to excessive shear force, dropping the transfer rate below 85%.
The ramp-up slope and peak temperature window during the reflow phase are extremely sensitive. If the heating rate in the preheating zone exceeds 1.8℃/s, the probability of unsynchronized solder melting at both ends of 01005 resistors increases by 4 times, directly causing tombstoning. By adjusting the nitrogen flow rate to 15L/min and compressing the holding zone duration to 65 seconds, we allowed the solvent to fully escape while preventing premature carbonization of the Flux, ultimately reducing the tombstoning rate from 1.2% to 0.17%. The cooling rate is equally important: when the cooling speed in the air cooling section is below 3.2℃/s, the solder joint grain size tends to coarsen significantly. X-ray inspection shows that the thickness fluctuation of the IMC layer expands from 0.8μm to 2.1μm, affecting long-term thermal cycle reliability.
The Solder Paste Storage and thawing process must strictly implement dual temperature control management. JJY J-01005 is shipped in a -25℃ frozen state. The production line must first transfer it to a 4℃ refrigerated cabinet to stand for 8 hours, then raise it to 22℃ room temperature for 4 hours of thawing. If refrigeration is skipped and the paste is directly placed at room temperature, the internal temperature gradient of the paste will cause local precipitation of flux, resulting in intermittent streaks during printing. After the same roll of solder paste has been in continuous operation for more than 8 hours, it must be stopped and stirred for 3 minutes; otherwise, metal powder sedimentation will reduce the solder paste metal content of the first 30 boards by 0.7 percentage points, directly affecting the Solder Joint Strength after reflow. The stencil cleaning frequency needs to be increased to once every 25 boards, because the residue of this solder paste has high viscosity. Delayed cleaning will cause 0.03mm-level aperture clogging at the starting position of the third printing, which cannot be removed by ultrasonic cleaning and requires stencil replacement.
The AOI recognition threshold must be recalibrated. The traditional algorithm has a misjudgment rate as high as 34% for 01005 solder joint area. We set the minimum recognition unit to 115% of the projected area of a single pad, relaxed the height difference tolerance to ±0.018mm, and turned off all edge enhancement functions based on grayscale gradients, which reduced the missed detection rate to below 0.02%. Manual rework is almost infeasible: even if the hot air gun is adjusted to 280℃ at a distance of 0.8mm, components will still be blown away due to uneven heat diffusion. The only feasible solution is to use JJY's supporting J-R01005 micro vacuum nozzle to complete pickup under the coordination of 3.2kPa negative pressure and 0.15-second pulse release; otherwise, electrostatic adsorption failure at the moment of nozzle contact will cause component flipping.
