What Temperature Solder Paste Is Used for eMMC Tin Planting

A
For eMMC reballing, medium-temperature lead-free paste is generally chosen: SAC305 melts at 217℃ with a reflow peak around 240℃, suiting most eMMC rework. If the board has heat-sensitive components or has been reworked multiple times, use low-temperature bismuth-based paste, melting at 138℃ with a peak of 160~180℃, to reduce thermal damage to the board and chip. Use 5# fine-powder paste for good definition. Set the rework-station profile to mimic reflow soldering, ramping slowly to avoid overheating the chip.

The selection of Solder Paste for eMMC reballing needs to be combined with specific soldering processes and equipment conditions. Generally, the melting point range of solder paste is between 183°C and 240°C, while the heating temperature in practical applications is 10°C to 20°C higher than the melting point to ensure sufficient wetting.

In the actual production process, the temperature control of solder paste mainly relies on the zone settings of the Reflow Soldering equipment. An excessively fast heating rate in the preheating zone can easily lead to uneven heating of components, while insufficient time in the soaking zone will affect the activity of the Flux, thereby affecting the soldering quality.

Different types of solder paste also have different temperature requirements. For example, solder paste with a higher silver content has a relatively higher melting point. Therefore, special attention is needed when setting the temperature profile to avoid substrate deformation or component damage caused by excessive temperature.

At the same time, when selecting solder paste, its viscosity, particle size, and flux activity must also be considered. These factors will affect the electrical performance and mechanical strength after soldering, especially in the soldering of high-density packaged devices such as eMMC. Any negligence in details may lead to subsequent functional abnormalities.

The storage and use environment of solder paste also have strict temperature requirements. The solder paste after opening should be used up within the specified time; otherwise, performance degradation due to oxidation or volatilization will affect the soldering effect.

For operators on the production line, mastering the correct solder paste temperature setting method is the key to improving the soldering yield. Especially in multi-batch production, it is necessary to ensure that the solder paste temperature profile remains consistent each time to reduce the risks caused by human errors.

In the actual debugging process, whether the temperature is appropriate can be judged by observing the fluidity of the solder paste, the fullness of the solder joints, and the functional test results of the product after soldering. If necessary, tools such as thermal imagers can be used for auxiliary analysis.

The temperature selection of solder paste for eMMC reballing is not a single value, but a scientific decision that requires comprehensive consideration of multiple factors. Only by continuously accumulating experience and optimizing parameters in actual operation can stable soldering quality and high production efficiency be achieved.
