The difficulty of soldering OSP boards has never been the material itself, but rather the stringent requirement for microsecond-level coordination across the entire production line among three factors: fluctuations in the thickness of the copper surface oxide layer, the activity window of the Flux, and reflow energy input. Our on-site testing across three main production lines at the Jia Jinyuan Shenzhen factory found that when the OSP film thickness deviation exceeds 15?, the difference between the rosin resin softening point in the Solder Paste and the peak temperature is less than 27°C, or the nitrogen dew point is higher than -42°C, the cold solder joint rate will surge by more than 3.8 times.
Stencil apertures must be implemented with an opening ratio of 0.87 and processed with trapezoidal chamfers; otherwise, edge collapse of the solder paste after printing will cause the exposed copper surface area to be covered by flux residue during reflow, which in turn leads to local wetting failure. We once encountered a batch of 3216 packaged resistors with continuous single-side non-wetting issues, and ultimately traced the problem to stencil side wall wear after more than 1800 uses, which caused the actual opening ratio to rise to 0.91. After replacing the stencil, this defect dropped to zero.
The nitrogen system cannot simply be set to a fixed concentration; instead, it should be adjusted in linkage with the day's ambient humidity and the solder paste batch LOT number. When RH > 65% and the solder paste has been opened for more than 36 hours, the oxygen content inside the furnace must be reduced from 100 ppm to below 65 ppm. Otherwise, the OSP film will accelerate decomposition above 150°C to form CuO, which interferes with solder spreading. The Jia Jinyuan Dongguan line once experienced this issue, causing the void rate of BGA bottom solder joints to soar from 8% to 22%.
The heating slope of the fifth reflow zone must be strictly controlled at 1.8°C/s ± 0.1. If it is too fast, the solvent in the solder paste will boil violently and form solder balls; if it is too slow, the OSP film will carbonize and leave residue after staying in the high-temperature zone for more than 45 seconds. During debugging, we found that lowering the fourth zone's constant temperature section from 165°C to 158°C and extending it by 3 seconds allows the OSP film to fully activate before entering the liquid phase. Combined with precise slope control in the fifth zone, the solder ball occurrence rate was reduced from an average of 4.7 per board to within 0.3.
The AOI program must mask all reflective noise points within 0.12 mm of the pad edge, because the surface reflectivity of OSP boards is 18% to 22% lower than that of ENIG boards, and the original algorithm had a false positive rate as high as 14.3%. We imported the custom grayscale gradient compensation template from Jia Jinyuan and shortened the pad reference image update cycle to once every 200 boards, reducing the false alarm rate to 0.67% while the missed detection rate did not increase.
