During the soldering of 0402/0603 chip components on OSP boards, the sudden tombstoning rate rose to 0.8%. We simultaneously observed obvious wetting asymmetry on the solder joints of 0805 capacitors, indicating that insufficient wetting force of the Solder Paste has exceeded the critical threshold, rather than being caused solely by placement offset or reflow temperature fluctuations. Further cross-sectional analysis revealed that one side of the solder terminal was completely non-wetted, while the other side showed wetting climb but reached less than 1/3 of the terminal height, confirming a severe mismatch between the spreading energy of the solder paste on the OSP film and the interfacial reaction activity.
Solder paste selection must simultaneously satisfy the conflicting requirements of low activity and high wetting force. After discontinuing the previously used RMA-type solder paste, we switched to a moderately active solder paste containing a special organic acid activation system. Its rosin-based carrier can soften the OSP organic film during the 150℃ preheat soak zone, and the residual halogen content is controlled within 300ppm, which both avoids corrosion of the gold plating layer and ensures the advancing speed of the solder paste wetting front. In addition, the stencil aperture was changed from the conventional 1:1 ratio to a 0.92:1 inward shrinkage design, which reduces the solder paste volume by 12% while significantly improving the print release rate, preventing solder paste edge stringing that would increase tombstoning torque.
The reflow profile must reduce the heating slope and extend the 145–165℃ activation window to over 75 seconds. Otherwise, insufficient thermal decomposition of the OSP film will hinder the formation of IMC between Sn and Cu. In actual testing, we found that when the peak temperature of the soak zone was below 152℃, the wetting angle of the same LOT solder paste on OSP boards increased by an average of 23°, while no such change occurred on ENIG boards, which directly verifies the essential difference that the thermal response window of OSP film is narrower than that of ENIG boards. Meanwhile, the stencil cleaning frequency was increased from every 5 boards to every 3 boards, as OSP boards are more sensitive to particulate residue in the solder paste, and a single contamination event may cause wetting failure for 5 consecutive components.
All incoming PCBs must undergo OSP film adhesion sampling inspection using a cross-cut tester + 3M tape before being put into production. If the peeling area exceeds 15%, the entire batch shall be rejected, as loose film will exacerbate uneven Flux penetration and further amplify solder paste wetting differences. For boards that have already developed cold solder joints, reflowing them a second time is strictly prohibited. They must first be preheated with a hot air gun at 80℃ for 30 seconds before local solder touch-up. Otherwise, residual OSP pyrolysis gas will escape in a concentrated manner during secondary heating, which will instead induce more solder paste cold solder defects. On-site records show that after implementing this set of combined countermeasures, the tombstoning rate dropped from 0.8% to 0.07%, and the cycle to eliminate all OSP board poor wetting batches was shortened to within two production shifts.
