During production line validation of JJY JY-810A Solder Paste, we found that its printing release rate on 0.3mm fine-pitch BGA remains stable at 98.7%. With a parameter combination of stencil aperture ratio 0.78, squeegee angle 55°, speed 45mm/s, and pressure 8.2kg, the solder paste deposition CV value can be maintained below 6.3% over the long term. This directly reduces the risk of cold solder joints and bridging caused by uneven solder volume. Especially under the wide temperature cycling condition of -40℃ to +85℃ that the solder of energy storage modules must withstand, this solder paste has a metal content of 90.2% and a particle size distribution D50 of 22.4μm, achieving a practical balance between melting fluidity and anti-slump capability.
During the reflow phase, the process window must be strictly matched: peak temperature 238℃±2℃ under nitrogen atmosphere, time above liquidus 68 seconds, and heating ramp rate 1.8℃/s. Otherwise, even with this low-void solder paste, the void rate at the bottom of BGA will still surge from an average of 4.1% to 11.6%. We once encountered 3 chip solder joint cracks on a batch of 12V electronic control boards after 72 hours of aging testing due to a 2.3℃ offset in furnace temperature zones. Retesting via X-ray confirmed that voids were concentrated in the central solder ball area. The root cause was that the end temperature of the soaking zone was 1.5℃ too low, resulting in insufficient decomposition of Flux residues, which in turn hindered complete wetting of the copper pads by the solder paste.
Stencil tension must be maintained above 45N/cm² and measured three times per shift with a tension gauge. Otherwise, the 0.15mm-thick laser-cut stencil will experience local elastic deformation after 200 consecutive prints, causing a deposition volume attenuation of over 12% at the four corners of the BGA. At this point, even adjusting squeegee pressure cannot compensate for it, and the machine must be stopped for recalibration. The thixotropic index of 3.8 of JJY JY-810A solder paste makes it more sensitive to minor stencil deformation, which forces us to reduce the stencil life management from the conventional 5000 pieces to a mandatory replacement after 3200 pieces.
Uncontrolled workshop temperature and humidity is a hidden killer. When humidity exceeds 65%RH, the moisture absorption rate of the rosin-based carrier in this solder paste accelerates, leading to a noticeable increase in popping sounds during the initial reflow stage. X-ray inspection shows that the void morphology changes from dispersed type to agglomerated type, with the area of individual voids expanding by 2.4 times. Therefore, we require that after opening, the solder paste must be stored in a nitrogen cabinet, warmed up for 2 hours before going online, and scraped off and re-stirred if the printing interval exceeds 25 minutes. These seemingly trivial actions have increased the first-pass yield of a certain energy storage inverter electronic control board from 92.6% to 99.3%.
The cleaning process must match the residue characteristics of this solder paste. Strong alkaline water-based cleaners are prohibited; instead, a weak organic acid cleaning solution with pH 6.8 is used with 60℃ spraying. Otherwise, residual ions will slowly react with the nickel layer on the BGA solder ball surface, inducing electrochemical migration during high-temperature and high-humidity aging. We once had two batches of goods with batch impedance drift three months after delivery to customers. The root cause was that the post-cleaning ionic residue exceeded the standard to 5.7μg/cm², far exceeding the hard threshold of ≤1.2μg/cm² for ionic contamination required for Energy Storage Module Solder.
