The main control boards of 5G communication base stations and the main power boards of industrial and commercial energy storage systems impose stringent requirements on the long-term reliability of BGA soldering. Such mainboards generally use large-size, high-I/O-density FPGA and SoC chips, whose BGA solder balls are mostly available in two specifications of 0.3mm and 0.4mm in diameter, and the substrates are mostly made of high-TG materials with more than 6 layers. The thermal expansion coefficient mismatch problem is more prominent than that of consumer mainboards. If the peak temperature deviation of Reflow Soldering exceeds ±3℃ or the time fluctuation above the liquidus exceeds 15 seconds, it will easily lead to microcracks in solder joints or uneven growth of the interface IMC layer.
The stencil opening must match the solder ball size and substrate warpage trend
For the 0.12mm thick laser-cut stencil we customized for JiajinYuan, a 92% area ratio opening is adopted for 0.3mm solder balls, while an 88% area ratio is used for 0.4mm solder balls. The opening shape is uniformly rounded to avoid sharp corner drawing. During printing, the warpage of the PCB before loading must be monitored synchronously. When the unilateral warpage of the BGA area is >0.15mm, the line must be stopped immediately to replace the material; otherwise, the solder paste transfer rate will decrease by more than 12%, resulting in unacceptable defects with a void rate >25% formed by insufficient solder joints after reflow.
The reflow soldering profile must be dynamically adjusted according to the chip package thickness
For energy storage main control BGA devices with a thickness >2.0mm, we mandatory extend the soaking zone to 110 seconds to fully activate the Flux and discharge internal moisture. Meanwhile, the peak temperature is set at 238℃±2℃, and the time above the liquidus is controlled at 65±5 seconds. This parameter combination has been continuously verified on the JiajinYuan production line for 37 batches of boards, and the void rate of solder joints in X-ray sampling inspection is all <8%, which is far lower than the upper limit of 25% specified in the IPC-A-610G Class 3 standard.
Post-soldering inspection cannot rely solely on AOI, but must be supplemented with X-ray and cross-section verification
AOI is completely ineffective for BGA bottom solder joints. We stipulate that the first five boards of each batch must be 100% inspected by an X-ray machine, with a focus on bridging and void distribution at corner solder joints. If the void area of a single solder joint is found to be >15%, the stencil cleaning records and squeegee pressure data of the previous 3 hours shall be traced back. At the same time, 2 mass-produced boards are randomly sampled every month for metallographic cross-section to confirm whether the IMC thickness is stable in the range of 3.2~4.1μm. Once it exceeds this range, the thermocouple compensation value of the reflow oven shall be calibrated immediately.
Long-term aging verification is not a mere formality, but to lock in the failure boundary
We directly put the whole machine without any repair after soldering into an 85℃/85%RH environmental chamber, continuously powered it for 1000 hours, and then disassembled the BGA devices. The solder joint interface was observed by SEM. No abnormal phase transformation from Cu6Sn5 to Cu3Sn was found in all samples, and no sign of peeling between solder balls and pads was observed. This indicates that the current Solder Paste selection (SN100C+0.5%Ni), stencil opening strategy and reflow profile of JiajinYuan have formed a closed-loop matching, which truly supports the 10-year service life required for 5G and energy storage scenarios.
