Voids are not isolated defects, but a comprehensive manifestation of the coupled and uncontrolLED Solder Paste printing, placement pressure, and reflow atmosphere. When we handled a certain model of vehicle OBC module at JiajinYuan's Dongguan factory, we found that the void rate of the IGBT driver chip in the same batch suddenly increased from 5.3% to 14.7%. The root cause was that the nitrogen pipeline interface was loose, causing the oxygen content to soar from 50ppm to 320ppm, while the AOI equipment at that time was not equipped with an oxygen concentration linkage alarm function.

The stencil aperture must match the pad and void risk level

For QFN devices with 0.4mm pitch and BGA devices with 0.3mm ball diameter, JiajinYuan adopts trapezoidal apertures instead of traditional rectangular apertures. While reducing the aperture area by 12%, the sidewall inclination angle is controlled at 62°±3°, which not only suppresses Solder Paste collapse but also promotes the vertical escape of Flux gas. The measured void rate has been reduced from an average of 11.6% to 6.8%. However, if the aperture is too small, it will lead to insufficient solder volume, which in turn causes solder joint shrinkage during secondary reflow and aggravates void aggregation.

Squeegee parameters need to be dynamically fine-tuned with solder paste batches

The thixotropic index of the same batch of JiajinYuan JY-8500 solder paste fluctuates by 0.15 under different temperature and humidity environments. We require that the actual downward pressure must be calibrated with a squeegee pressure tester before the first article of each shift. When the ambient humidity is >65%RH, the squeegee angle is adjusted back from 60° to 57°, and the printing speed is reduced from 45mm/s to 38mm/s. Otherwise, the solder paste will not be sufficiently sheared in the stencil aperture and will entrain air into the pad, forming unacceptable voids with a diameter >25μm.

Uncontrolled nitrogen purity is the invisible driver of void outbreaks

All medical PCBA production lines of JiajinYuan enforce online nitrogen monitoring. When the oxygen content is >80ppm for 3 consecutive minutes, the Reflow Soldering cooling protection is automatically triggered. Because measured data shows that for every 100ppm increase in oxygen content, the thickness of the SnAgCu solder surface oxide film increases by 0.7nm, which directly hinders the spreading of molten solder and traps flux decomposition gas. A certain batch of communication base station main control boards had excessive voids because the liquid nitrogen tank pressure valve was stuck, causing the instantaneous oxygen content to spike to 410ppm.

AOI and X RAY must establish a void grading interception mechanism

JiajinYuan divides voids into three-level responses according to location and size. Voids with φ>40μm at the center of the pad immediately stop the line. Voids with φ20~40μm at the edge of the pad trigger intensified sampling inspection. Voids only located inside the solder and with φ<20μm are allowed to pass. However, when the number of such voids exceeds 3% of the total number of single solder joints, the system automatically locks the stencil number and prohibits reuse, because historical data shows that the expansion rate of such voids after high temperature and high humidity aging reaches 0.18μm/h.
