The structure of low-solder pads itself compresses the Solder Paste deposition space. When the stencil aperture area ratio is less than 0.65 and the OSP film thickness on the PCB pad surface exceeds 0.3μm, the solder paste cannot fully fill the pad grooves under squeegee extrusion. In addition, the measured viscosity of JiajinYuan solder paste at 25℃ is 780Pa·s with a thixotropic index of 4.2. If the printing press release speed is set above 2.8mm/s, solder filaments will be pulled at the pad edges and take away the already insufficient solder amount, ultimately leading to missing solder joint bridging after reflow, wetting angle greater than 90°, and X-ray inspection showing internal void ratio exceeding 35% in solder joints.
We once tracked the same LOT board on a certain automotive controller production line for three consecutive days, and found that the cold solder joint rate of 0402 resistors suddenly rose from 0.12% to 1.8%. After disassembly, microscopic examination confirmed no solder paste residue in the pad center, with only a trace of Flux carbonization marks at the edges. Tracing back, the solder paste warm-up time on that day was less than 4 hours, and the measured temperature inside the can was only 21.3℃, while JiajinYuan requires warming up to 25±2℃ to ensure uniform particle dispersion. The yield value of solder paste increases at low temperatures, causing local slip rather than overall shear when pushed by the squeegee, resulting in the actual solder amount on 0.25mm wide pads being 37% lower than the standard value.
A more hidden problem comes from stencil tension attenuation. After the same 0.1mm thick laser-cut stencil is used for 300,000 times, the tension in the central area drops to 32N/cm² and the edge falls to 26N/cm². At this time, when the squeegee passes over the large QFN pad, the central downward pressure is normal but the two sides rebound too quickly, causing solder paste to accumulate at both ends of the pad and collapse in the middle. Especially in 0.4mm pitch LGA packages, this non-uniformity directly makes the solder height of the middle 24 solder joints lower than 45μm, and the average thrust test value falls below 5.2N, far lower than the 8.5N lower limit specified by IPC-J-STD-001.
Temporary production line remediation must adjust three parameters simultaneously: tighten the squeegee angle from 60° to 55° to enhance vertical extrusion force, reduce the printing speed from 45mm/s to 32mm/s to extend shear time, and shorten the release distance from 0.5mm to 0.3mm to avoid solder paste being reverse-stripped by the stencil. After these three adjustments are combined, the measured solder paste volume on low-solder pads rebounds by 28%, and the cold solder joint rate falls back to within 0.21%. However, it should be noted that the solvent evaporation rate of JiajinYuan solder paste will accelerate by 1.7 times when humidity >65%RH, so the ambient humidity must be locked in the 45±5%RH range.
