Tombstoning on JJY customer production lines is concentrated on 0402 and 0603 specification MLCCs and resistors. The root cause is not a single factor, but the combined effect of severely asymmetric solder paste distribution between the two end pads and fluctuations in the preheat ramp-up rate during reflow that exceed the process window. Our three-week continuous tracking of AOI data at a factory in Dongguan found that all batches with a tombstoning rate exceeding 0.15% exhibited both a solder paste thickness CV value >18% and a standard deviation of the pre-reflow curve ramp-up slope >0.35℃/s.
Solder Paste volume uniformity must be controlled at the source
Insufficient stencil tension or worn squeegees can lead to inadequate solder paste filling, especially for narrow-pitch pads below 0.3mm. If the aperture aspect ratio is less than 1.5, the solder paste release rate will drop sharply to below 65%. At this point, even if the printing parameters remain unchanged, the actual solder deposition volume will decay board by board due to stencil fatigue. We require SPI sampling inspection of solder paste volume every 500 printed boards, and control the solder paste height difference between the left and right sides of the same PAD within ±1.8μm. Any deviation beyond this range requires immediate shutdown to calibrate squeegee pressure and angle.
The reflow ramp-up rate is not better when slower
Suppressing the preheat ramp-up rate to below 0.8℃/s may seem to alleviate thermal stress, but it actually causes premature depletion of Flux activity and exacerbates solder paste oxidation, which in turn reduces wetting force and makes tombstoning more likely. JJY recommends locking the average ramp-up slope in the 150℃~183℃ range between 1.2℃/s and 1.8℃/s, while ensuring no plateau or reverse fluctuation in the temperature curve of this segment. Any instantaneous single-point slope exceeding 2.2℃/s will trigger a real-time furnace temperature alarm and automatic speed reduction.
The verification closed loop cannot rely solely on AOI
AOI has a missed detection rate as high as 23% for tiny tombstoning, so it must be paired with X-RAY to perform dual confirmation of solder joint void rate and solder end climb height ratio on the first five boards. When the solder paste climb height of any solder end is less than 72% of the other end, it is judged as a high-risk tombstoning tendency. At this point, the SPI solder paste volume map corresponding to that board and the real-time slope records of each reflow oven zone must be immediately retrieved to cross-check for local ramp-up mutations or solder paste offset.
Process verification must be redone during line changeover
When the same printing machine switches between 0402 and 0805 components, even if the same stencil is used, the squeegee pressing depth and release distance must be re-measured, because components of different sizes have vastly different responses to solder paste shear force. 0402 pads will exhibit solder paste dragging when the force exceeds 0.3N, while 0805 can withstand up to 0.7N. If parameters are not reset, the tombstoning rate will rise rapidly starting from the 200th board after line changeover.
