Quantifiable Void Area Ratio Detection via X-Ray for Product Qualification Judgment

Quantifiable Void Area Ratio Detection via X-Ray for Product Qualification Judgment

When we perform X-Ray inspection on the Jia Jinyuan production line, we never simply check whether there are dark shadows in the images. Instead, we must call up the built-in area analysis module of the software, let the system automatically delineate the void boundaries, eliminate noise interference, and output the ratio of the total number of pixels in the void area to the total number of pixels in the pad reference area. This ratio, converted into a percentage, serves as the final judgment basis. For example, if the measured void area ratio of a certain batch of QFN devices is 23.7%, which is just below the 25% red line specified by JEDEC J-STD-006, the system will automatically mark it as qualified. For another batch of devices with the same package, if the void ratio reaches 28.4%, even if the appearance of the solder joints is full, with no bridging or tombstoning, the entire batch must be isolated and reworked.

The quantitative accuracy of the void area ratio highly depends on the resolution and calibration status of the X-Ray equipment. The equipment currently used by Jia Jinyuan can stably resolve micro-voids with a minimum diameter of 8 micrometers at a pixel size of 5 micrometers. However, if the equipment does not undergo copper ball calibration on a weekly basis or the detector temperature drift exceeds ±0.5°C, the measured void area deviation will exceed ±3.2%. In this case, even if the same board is scanned three times repeatedly, the results may be 21.1%, 24.6%, and 27.9% respectively. Therefore, dark field correction, gain calibration, and geometric distortion compensation must be completed before each startup; otherwise, all data will be unreliable.

We have found that the distribution location of voids affects reliability more than the total area. For example, when voids are concentrated in the central area of the solder joint, the thermal cycle life decays 3.8 times faster than voids of the same area distributed at the edge. Therefore, Jia Jinyuan mandates overlaying thermal stress simulation cloud maps in X-Ray reports to superimpose and compare void coordinates with the area of maximum temperature gradient. When the overlap between the two exceeds 65%, even if the area ratio does not exceed the limit, it must be upgraded to Class A defect handling. This practice has reduced the field failure rate of a certain customer's automotive OBC module by 72%.

Operators cannot only focus on the values of individual solder joints; they must simultaneously check the dispersion of void area for all solder joints within the same network. If among the 64 solder balls of a certain BGA chip, 5 have a void ratio exceeding 20% while the rest are below 8%, it indicates that the root cause lies in the consistency of stencil aperture opening or fluctuations in reflow oven chain speed. In this case, simply adjusting the X-Ray judgment threshold is meaningless; the line must be stopped immediately to check whether there is unilateral offset in squeegee pressure or whether the nitrogen flow rate has dropped by more than 12% in the middle section of the oven cavity.

Jia Jinyuan's internal regulations require that X-Ray raw images and area analysis CSV files be retained for at least 18 months, and each parameter modification must be confirmed by dual electronic signatures from the process supervisor and equipment engineer. Because last year, when a customer complained about early failure of a certain batch of IGBT modules, it was by retrieving the original X-Ray data from three months ago that we found the average void ratio at that time had quietly risen to 24.3%. Although no alarm was triggered, the slope of the trend curve had exceeded 0.15%/day for five consecutive days. This led to the reverse identification of an intermittent fault in the temperature control module of the Solder Paste refrigeration cabinet. Therefore, the value of X-Ray inspection lies not only in judging pass or fail at the moment, but more importantly, it is a set of traceable, modelable, and predictable process data sources.
