The pad area of a 01005 component is only 0.024 mm², so the Solder Paste printing volume tolerance must be controlled within ±12%. Once the sidewall roughness of the stencil aperture exceeds Ra 0.8 μm or the support rib design is unreasonable, the solder paste is easily pulled and broken into particles during demolding, which aggregate into solder beads during reflow. These solder beads, typically 25–45 μm in diameter, get stuck exactly at the boundary between the pad edge and the solder mask, becoming the weakest point that breaks down first in subsequent high-voltage insulation tests.
Stencil Aperture Determines Solder Paste Morphology
After we replaced the traditional electroformed stencil with a 20 μm nickel alloy laser-cut stencil, the 01005 solder bead occurrence rate dropped by 41%. The key lies in its aperture sidewall verticality reaching 89.7° and taper deviation ≤0.3°, which stabilizes the solder paste transfer rate at 82.5%±3.2%. If the 30 μm electroformed stencil is still used, its sidewall ripple peak-to-valley difference often reaches 1.8 μm, causing the solder paste edge to tear easily and remain at the bottom of the aperture. During reflow, it rolls down onto the solder mask driven by surface tension to form isolated solder beads. A customer of JiajinYuan once experienced batch leakage current exceeding the standard in the 1000 Vdc withstand voltage test due to this issue.
Squeegee Parameters Must Match Solder Paste Rheological Properties
When the Solder Paste Viscosity is 220 Pa·s and the thixotropic index is 0.63, the squeegee angle should be set to 60° and the pressure adjusted to 5.8 kgf to ensure complete filling of the 01005 pads. If the angle is lower than 55°, insufficient solder paste shearing will lead to filling voids; if it is higher than 63°, the solder paste will be excessively squeezed and overflow the pads. The overflowed part cannot be fully oxidized under a nitrogen atmosphere, and shrinks into spherical solder beads after reflow.
Reflow Atmosphere Oxygen Content Directly Affects Solder Bead Oxidation State
Measurements show that when the O₂ concentration in the furnace is higher than 100 ppm, an unevenly thick SnO₂ film forms on the surface of solder beads around 01005 solder joints. Although this can delay migration, it intensifies local electric field distortion, causing the insulation resistance to decay faster after temperature and humidity cycling. Increasing the nitrogen purity from 99.99% to 99.9995% and controlling the furnace positive pressure at 0.3 kPa can keep the solder bead surface metallic luster without oxide film coverage, thereby reducing its ionization tendency under high voltage.
AOI Identification Has Inherent Blind Spots
The existing AOI has a detection rate of less than 37% for solder beads with a height <18 μm. Especially when the solder bead is close to the edge of the solder mask green oil, its gray value difference from the green oil is only 2.3 DN units, far below the 8.5 DN threshold set by the algorithm. It is necessary to add a 100x microscope full inspection station after the furnace, focusing on high-risk areas such as around BGA, power IC pins, and 01005 resistor arrays. Otherwise, insulation failure will concentrate and break out at the 120th hour of the aging test.
