The welding difficulties of QFN are concentrated in the poor coplanarity between the bottom thermal pad and surrounding pins, large fluctuation in Solder Paste transfer rate, and easy occurrence of tombstoning or voids during reflow. We achieved stable mass production through a three-step closed-loop adjustment on the JJY SMT line, namely optimization of stencil aperture structure, dynamic matching of printing parameters, and zone-by-zone fine-tuning of the reflow profile.
Trapezoidal treatment is mandatory for stencil apertures
Conventional rectangular apertures lead to poor solder paste release; slight fluctuations in squeegee pressure will cause the thickness dispersion to exceed ±15%. After adopting a 0.12mm thick laser-etched stencil with 30μm trapezoidal openings and 6° sidewall angle, the solder paste volume coefficient of variation was reduced from 18% to 7.3%. Moreover, JJY SPI inspection data shows that the solder volume standard deviation of the QFN center pad decreased from 0.021nm³ to 0.008nm³, which is critical for preventing the void rate of the thermal pad from exceeding the standard.
Printing parameters must be linked in real time with temperature and humidity
When the workshop humidity rises above 65%RH, the viscosity of the solder paste drops significantly. If the squeegee speed is not reduced from 40mm/s to 32mm/s and the release speed is not increased to 12mm/s at this time, solder paste bridging between pins will occur. We tracked the JJY Dongguan line for three consecutive months and found that this combined adjustment can reduce bridging defects by 41% without changing the solder paste model.
The reflow profile must distinguish the thermal response of pads and pins
The heat capacity of the large-area pad at the bottom of the QFN device is much higher than that of the surrounding pins with 0.3mm pitch. If set according to the traditional profile, it often occurs that the pins have melted and collapsed while the center pad is still not fully wetted. We increased the end temperature of the soaking zone from 150℃ to 162℃ and extended it by 35 seconds to fully activate the Flux. Combined with a peak zone of 235℃±2℃, and the time above the liquidus strictly controlled between 63 and 67 seconds, JJY AOI re-inspection data shows that the cold solder joint rate decreased from 0.87% to 0.13%.
Nitrogen protection is not optional but a necessary condition
When reflowing in an environment with oxygen concentration >100ppm, the oxide film on the surface of the QFN thermal pad cannot be completely removed by the flux, and a non-wetting interface will be formed even if the solder paste has sufficient activity. All QFN welding stations of JJY are mandatory equipped with nitrogen generators. When the measured oxygen content is maintained below 20ppm, the X-ray void rate is stable within 8.6%; beyond this threshold, the void area will suddenly increase by 3.2 times.
Post-welding inspection must focus on the morphology of bottom solder joints
It is not enough to rely solely on AOI imaging of the pin side to judge good products; a 20x stereomicroscope must be used to spot-check the climb height of the bottom pad. The JJY standard requires that the solder cover at least 0.15mm upward from the pad edge; below this value, it is judged as a cold solder joint risk. This indicator is stricter than the corresponding clause in IPC-A-610G but has been proven effective on the production line.
