On-site Process Debugging Technical Support Service for Solder Paste

When we were debugging Solder Paste printing for 01005 components for a customer, we found consecutive three boards had insufficient solder at the edges. After investigation, we found it was not caused by insufficient stencil tension, but that the solder paste was taken out of the refrigerator and put into production without the required 4-hour warm-up, leading to high viscosity and poor release. Meanwhile, the squeegee angle was mistakenly set to 65 degrees instead of the standard 45 degrees, causing excessive shear force that further aggravated solder paste stringing. The combination of these two parameters directly resulted in incomplete solder paste transfer at the edges of fine-pitch pads.

The success or failure of solder paste processes is never determined by a single variable. For example, the same solder paste performs very differently in a 20°C workshop in winter and a 28°C workshop in summer. At low temperatures, the activity of the Flux decreases significantly, so the ramp-up slope of the reflow preheating zone must be fine-tuned synchronously, otherwise poor wetting is likely to occur. In high-temperature environments, the viscosity of the solder paste decays faster. If the time window from printing to placement is not shortened, solder bridging caused by slumping will occur. Such variations require that process debugging of solder paste must treat environmental data as input conditions rather than background noise.

A customer once reported that SPI inspection showed the solder paste thickness at the center of the pads met the standard, but the side profile was asymmetric. We brought a portable 3D microscope to the site for comparison and found that the left-right parallelism of the squeegee deviated by 0.08mm, resulting in 1.2kgf higher pressure on the left side than on the right. Such subtle deviations are easily overlooked during routine inspections, but have a significant impact on the rolling behavior of the solder paste. Especially in large-area regions such as QFN thermal pads, the solder paste will shift and accumulate toward the low-pressure side. Therefore, after each squeegee replacement or squeegee holder tightening, the parallelism must be measured with a feeler gauge and the values recorded.

A customer repeatedly failed to debug the same model of solder paste on two printing machines of different brands. It was finally found that the negative pressure of the vacuum adsorption platform of Machine A was -75kPa while that of Machine B was -92kPa. Excessive negative pressure caused the PCB to slightly sag and deform, leading to increased local gaps between the stencil and the pads and insufficient solder paste filling. At this point, simply adjusting the squeegee speed or pressure is meaningless. The negative pressure of Machine B must first be reduced to -80kPa before the reference plane is recalibrated. This shows that process debugging of solder paste must never discuss parameters in isolation from the actual condition of the equipment.

The most challenging case we handled was an automotive-grade product whose yield fluctuated between 82% and 91% for two consecutive weeks. The problem was finally identified as the lack of compatibility verification when switching solder paste batches. The thixotropic index of the new batch of solder paste was 0.15 lower than that of the old batch. Although within the specification range, combined with the 300-mesh stencil aperture used by the factory, the actual release rate decreased by 3.7%. The remedial measure was to lower the thickness alarm threshold for all pads corresponding to this stencil model by 5μm in the SPI system, and synchronously extend the solder paste bridging recognition delay of the in-furnace AOI by 200ms, giving the system enough time to capture weak slumping trends.
