During solder ODM R&D for a medical imaging module customer, we found that conventional Sn96.5Ag3.0Cu0.5 is highly prone to spattering and uneven wetting in laser Solder Paste jetting processes. The reason is that its melting range is as wide as 15°C, and Flux residues cannot fully decompose under millisecond-level heating. Therefore, the alloy's primary phase must be controlled near the Sn-Ag eutectic point, and a trace amount of Bi must be introduced to compress the melting range to within 8°C, paired with a rosin-based mixed carrier with a matched volatilization temperature gradient.
Vacuum Reflow Soldering imposes higher requirements on the oxygen sensitivity of solder. Through solder ODM R&D, we adjusted the Ag content to 2.8% and added 0.015% Ge, which not only suppresses the regrowth of the SnO? film under a vacuum level of 4×10?3Pa, but also avoids solder joint embrittlement caused by coarse Ag?Sn precipitation. This formulation has been continuously running on a domestic CT detector packaging production line for 12 months, with a stable first-article pass rate of 99.73% and a void area ratio below 8.2%.
To address the difficulty of solder spreading on Cu/Ni/Au plating, we focused on optimizing interfacial reaction kinetics during the solder ODM R&D phase. We fine-tuned the Cu content to 0.72% and added 0.008% P, controlling the Ni?Sn? IMC layer thickness within the 0.3–0.5μm range. This not only ensures a shear strength greater than 22MPa but also prevents black pad defects caused by metallographic dissolution. This formulation is currently used for soldering Au/Ni/Cu multilayer pads in a 5G RF front-end module.
Low-temperature thermocompression processes require solder to complete plastic deformation and metallurgical bonding at 130°C. We abandoned the conventional Sn-Bi system and adopted a Sn-In-Zn ternary eutectic system. During solder ODM R&D, we locked the In ratio at 48.5% and controlled Zn at 1.2%, paired with nano-scale zinc oxide activation additives. This achieves full wetting under conditions of 128°C/3MPa/60s, with a shear strength of 14.6MPa. This batch of material has passed 1500 thermal cycle tests from -40°C to 125°C without cracking.
All new solder formulations have passed J-STD-004B flux activity classification verification, with halogen content below 300ppm. XRF testing confirms Pb<5ppm and Cd<2ppm. Each batch is provided with DSC melting point curves and SEM+EDS interfacial analysis reports, with data directly connected to the customer's MES system, without any decorative descriptions or theoretical extensions.
