Solder paste selection must match the actual pad pitch and stencil aperture size. T3 to T6 solder powder particle sizes directly affect the printing accuracy and slump control of fine-pitch solder paste. Among them, T4 (25–45μm) is suitable for 0.4mm pin pitch, T5 (15–25μm) is adapted for fine-pitch solder paste applications of 0.3mm and below, while T6 (5–15μm) is only limited to CSP or FCCSP packages below 0.2mm and requires nitrogen reflow and high-precision printing equipment.
Published: 2024-08-14Soldering of 01005 components is highly sensitive to solder paste particle size and rheological properties. T6 ultra-fine solder paste (particle size 2~5μm) can significantly reduce the defect rates of solder balls and solder bridges. When its thixotropic index is controlled within the range of 0.75~0.85, it can still maintain clear edges and complete demolding under 0.1mm stencil apertures. Combined with fine-tuning of the printing parameters of Jiajinyuan J-603B solder paste, the measured solder bridge occurrence rate is reduced from 1200ppm to 86ppm.
Published: 2016-06-06The use of T5/T6 ultra-fine solder paste in the ball mounting process can significantly improve the consistency of solder ball formation and edge retention, addressing issues such as easy edge collapse, poor sphericity, and height dispersion commonly associated with traditional solder pastes. It is particularly suitable for micro-pitch BGA ball mounting below 0.3mm and high-density packaging scenarios.
