Medical electronics impose extremely high requirements on the long-term reliability of solder joints. During solder ODM R&D for a certain ECG monitoring motherboard, we found that conventional Solder Paste developed microcracks after multiple thermal cycles. We therefore fine-tuned the silver content from 0.3% to 0.5% while reducing the amount of bismuth added, narrowing the melting range to the 217–221°C interval. Combined with a reflow profile featuring a peak temperature of 235°C under a nitrogen atmosphere, the final solder joint void rate was reduced to ≤1.8%, far below the customer's required upper limit of 3.5%.
Solder ODM R&D for BMS main control boards in new energy vehicles places even greater demands on batch consistency. The customer required that a single roll of solder paste maintain a volume deviation of ±8% after continuous printing of 2000 boards. By optimizing sphericity (≥92%) and particle size distribution (D50=25±1.2μm), combined with a gradient formulation of viscosity modifiers, we increased the release rate from 91% to 99.3% without changing the squeegee pressure, and the measured printing accuracy CPK remained stable above 1.67.
For the lead-free requirements of implantable medical devices, the solder ODM R&D team directly skipped the SAC305 system and adopted the Sn-0.7Cu-0.05Ni-0.01Ge quaternary alloy. In this alloy, nickel inhibits excessive growth of the IMC layer at the copper substrate interface, while germanium improves the wetting speed of the liquid metal. Measured on FR4+OSP boards, the wetting angle was <25°, and after 1000 hours of aging at 85°C/85%RH, the shear strength attenuation was only 4.2%, fully covering the solder joint life verification clauses for long-term implant materials in ISO 13485.
Solder ODM R&D for vehicle OBC modules must balance sulfidation resistance and vibration resistance. We introduced nano-sized zinc sulfide-coated copper powder particles into the solder paste. When encountering sulfur-containing Flux residue on the PCB surface, this structure preferentially reacts to form a ZnS passivation film, preventing the irreversible conversion of Cu6Sn5 to Cu3Sn. Measured after 1500 impact cycles at 25G acceleration, no microcracks were observed in the solder joints, and the IMC layer thickness fluctuation measured by X-ray inspection remained within ±0.15μm.
All solder ODM R&D processes are based on a closed loop of real production line feedback. For example, during a customer complaint about cold solder joints on chip inductors, we brought a portable XRF directly to the SMT workshop. Online sampling analysis found that high activator residue in the solder paste caused carbonization of the insulating film after soldering. We immediately adjusted the ratio of rosin derivatives to organic acids, reducing the post-soldering ionic contamination value from 1.8μg/cm² to 0.35μg/cm². The issue was resolved in one go without triggering any production line shutdown.
