The Core Contradiction in Nitrogen Reflow for Heavy Copper Boards Is the Superposition of Thermal Inertia and Oxidation Sensitivity
Heavy copper boards (≥2oz) are highly prone to poor wetting at pad edges and excessive voiding at BGA bottoms during conventional air reflow. The root cause is that copper thickness causes lag in heat conduction, resulting in locally lower actual peak temperatures. Meanwhile, Flux residues in air environments rapidly oxidize in high-temperature zones, further increasing solder spreading resistance. Nitrogen reflow must reduce oxygen concentration to below 100ppm to ensure coordinated matching between the Solder Paste activity window and the surface tension of molten metal.
High-Frequency Boards Impose Dual Hard Constraints on Atmosphere Purity and Temperature Control Ramp
The dielectric dissipation factor of PTFE or ceramic-filled high-frequency boards (such as Rogers 4350B, Taconic RF-35) is extremely sensitive to interfacial oxidation. If the nitrogen dew point is higher than -40℃ or the reflow zone ramp exceeds 2.5℃/s, it will induce microcracks in the dielectric layer and copper foil peeling. In actual testing with a JJY nitrogen generator, we found that when the flow rate is set to 12m3/h and there is no condensed water in the pipeline, the oxygen content in the furnace chamber can be stably maintained at 65±12ppm. Combined with a stepped soaking zone (150℃/90s + 175℃/60s), it can effectively mitigate the accumulation of dielectric thermal stress.
Solder Paste Selection Must Form a Closed-Loop Adaptation with the Nitrogen Environment
We have repeatedly verified the performance of JJY JN-8108-HF solder paste under nitrogen reflow. Its rosin system continuously releases reducing gas after initial melting at 183℃, which competes with residual trace oxygen, thereby controlling the IMC growth thickness within the range of 1.8~2.3μm. If ordinary air-type solder paste is forcibly mixed, obvious solder ball splashing and solder joint depression will be observed at the 217℃ peak stage. This is not a temperature profile issue but is caused by abnormal decomposition paths of the flux carrier under oxygen-deficient conditions.
Furnace Temperature Testing Must Use Actual Heavy Copper Boards Instead of KIC Boards
Directly transferring a profile debugged on a standard 0.8mm FR-4 KIC board to a 2.0mm thick copper PCB will result in an actual solder joint temperature that is 12~15℃ lower. We require that all new models must use engineering boards provided by customers with copper thickness markings for more than three thermocouple measurements, focusing on monitoring the temperature difference between the center BGA solder joint and the junction of the thick copper power plane. Only when the heating synchronization deviation between the two is ≤3.5℃ is small-batch trial production allowed.
The Key Routine Maintenance Action Is Calibrating the Zero Point of the Oxygen Analyzer Every Shift
Trace moisture or oil mist in the nitrogen pipeline will cause drift in the output of the zirconia sensor. If zero-point calibration is not performed for two consecutive shifts (purging with 99.999% high-purity nitrogen for 3 minutes), the measured oxygen content may be falsely low by more than 25ppm. At this point, although it appears to meet standards, effective monitoring of solder joint oxidation status has actually been lost. It is necessary to simultaneously check whether the pressure difference of the pre-filter exceeds 0.15MPa.
