Void issues have always been a yield bottleneck in the soldering of BGA and QFN devices, especially on temperature-sensitive components or large pad structures. Simply adjusting the reflow profile can only achieve limited improvement; a breakthrough must be made through the synergistic optimization of Solder Paste properties and furnace atmosphere. Last year, when we validated the void-free nitrogen reflow combined with low-void solder paste solution on JJY SMT Line 3, we found that merely increasing nitrogen flow rate while neglecting real-time oxygen content monitoring instead led to a rebound in voids. This is because when oxygen content fluctuates beyond 80 ppm, the regeneration rate of the oxide film on the solder paste surface will exceed the reducing capacity of the Flux.
Critical Control of Nitrogen Purity and Oxygen Content
On-site measurements show that when using the same nitrogen generator without an online oxygen analyzer, the measured oxygen content in the furnace chamber fluctuates between 40 and 120 ppm, corresponding to a large variation in BGA void rate from 5.2% to 18.7%. After installing the analyzer and locking the oxygen content at ≤50 ppm, the void rate stabilized at 2.8% ± 0.6%. This indicates that nitrogen reflow does not work simply by introducing gas; oxygen content must be included as a core process parameter in SPC control, and the sampling port must be located at the exhaust side of the furnace chamber rather than the inlet side.
Three Key Process Adaptation Points for Low-Void Solder Paste
The JJY LDS-702 low-void solder paste does not reduce voids by simply lowering the metal content. Instead, it controls the spherical powder particle size distribution D50 at 22 ± 1 μm, increases the bulk density to 4.05 g/cm³, and adopts a dual-peak volatilization temperature design for rosin derivatives and organic acids in the flux. This ensures that over 85% of the solvent escapes before 150°C, while the residue maintains sufficient wetting tension at 220°C, preventing voids from being sealed by a cured film before they close.
Hidden Amplification Effects in Printing and Placement Processes
Even with the above combination, if the stencil aperture wall roughness Ra > 0.4 μm or the squeegee angle is less than 58°, micro-stringing will occur during solder paste release, trapping air. This, combined with disturbance from the placement machine's vacuum nozzle, can increase the number of initial void nuclei by 3 to 5 times. In our comparative tests, we found that the same solder paste had a void rate of 2.3% on a stencil with Ra = 0.25 μm, which rose to 6.1% when using a stencil with Ra = 0.48 μm. Therefore, low-void solder paste must be paired with high-precision stencils and rigid squeegee systems.
Dynamic Coupling Logic of the Reflow Profile
Peak temperature settings cannot be optimized in isolation; they must form a closed-loop response with nitrogen flow rate. When the conveyor speed is 70 cm/min, if the nitrogen flow rate is below 25 L/min, even with a peak temperature of 245°C, the void elimination efficiency will decrease by 40%. This is because residual oxygen in the high-temperature zone accelerates re-oxidation of the solder surface. After increasing the flow rate to 35 L/min, the same void suppression effect can be achieved at 238°C. This demonstrates a strong coupling between temperature and atmosphere, and parameters cannot be adjusted independently.
