For every 100 ppm increase in oxygen content inside the reflow oven, the void occurrence rate of QFN bottom solder joints rises by 1.8 percentage points. This is a pattern we confirmed after tracking data from 12 production lines on JiajinYuan reflow ovens for three consecutive months. Especially when using SAC305 Solder Paste with OSP-finished copper PCBs, the average void area ratio was reduced from 8.7% to 2.3% under a nitrogen atmosphere, while after switching the same oven to normal air mode, voids rebounded to above 7.9%.
Nitrogen purity and flow rate must be controlled synchronously
On-site observations found that many production lines only focus on whether nitrogen is connected, while ignoring the effects of purity degradation and flow fluctuations. If the nitrogen interface standardly equipped on JiajinYuan reflow ovens is not fitted with a secondary filter, the dew point will rise to -35°C after 72 hours of operation, causing moisture to mix into the oven chamber and instead exacerbate interfacial oxidation. We require that the nitrogen source dew point must be ≤ -60°C and oxygen content ≤ 10 ppm. Meanwhile, the flow meter must be installed on the straight pipe section at the oven air inlet to avoid instantaneous flow dropping below 12 L/min due to hose bending. Such fluctuations will cause local oxygen concentration to exceed the critical value, inducing clustered microvoids.
Chamber sealing is the prerequisite for nitrogen effectiveness
After the inlet and outlet curtains at the front conveyor of JiajinYuan reflow ovens age, if the gap widens by 0.5 mm, it is sufficient to draw external air into the high-temperature zone in the form of turbulence. Under this condition, measured in-chamber oxygen content jumped from the set 50 ppm to 320 ppm. Therefore, we use a helium mass spectrometer to perform key leak checks at three locations on the oven body every month, including the rail wall penetration flange, the sealing ring of the cooling section observation window, and the nitrogen diverter valve fittings. Any leak points found must be immediately replaced with fluororubber seals instead of temporarily applying sealant.
Temperature profile must be recalibrated to adapt to the nitrogen environment
The thermal conductivity of nitrogen is 12% lower than that of air. Under the same heating power, the furnace temperature response lags by approximately 4.3 seconds. If the air-mode profile is directly reused, the actual peak temperature will be 1.8°C lower than expected. We require that all JiajinYuan reflow ovens switched to nitrogen mode must rerun temperature profile test boards, increasing the ramp-up rate by 0.3°C/s, extending the soak time by 8 seconds, and raising the peak temperature by 2.2°C. Otherwise, insufficient Solder Paste wetting and spreading will cause uneven growth of the Cu6Sn5 intermetallic compound layer, with voids concentrated in the center of solder joints rather than at the edges.
Nitrogen purging rhythm must match conveyor speed and carrier type
When using perforated trays to load QFN devices, if nitrogen is only blown in from one side of the oven top, an airflow dead zone will form beneath the tray. We switched to the standard dual-side counter-blow module equipped on JiajinYuan reflow ovens, adjusted the nitrogen nozzle angle to 18° relative to the conveyor direction, and operated at a conveyor speed of 1.2 m/min, enabling nitrogen to effectively penetrate the tray perforations and cover all contact surfaces of the solder joints. After this adjustment, the standard deviation of BGA solder ball void dispersion decreased from 1.47 to 0.63.
