Virtually all tin whisker issues we encounter on the production line occur during long-term storage or under high-temperature, high-humidity bias conditions after Reflow Soldering with lead-free Solder Paste, rather than being generated at the instant of reflow. This indicates that tin whisker growth is the result of continuous internal stress relief and interfacial reactions within solder joints. When the silver content in the solder paste formulation exceeds 3.0%, while it can raise the melting point, it will exacerbate the precipitation of brittle Ag₃Sn phases, which instead provides channels for the directional migration of tin atoms.
The Sn96.5/Ag3.0/Cu0.5 eutectic system in solder paste formulations is highly prone to forming coarse dendrites during the cooling process after reflow. Especially when the oxide content of tin powder in the solder paste is higher than 0.8%, the oxide film hinders the dense metallurgical bonding of solder joints, leading to the superposition of local micropores and residual tensile stress, which becomes the preferential site for tin whisker initiation. Therefore, we mandatorily perform DSC thermal analysis combined with XRF composition retesting on every batch of solder paste to ensure that Ag fluctuation is controlled within ±0.05% and Cu within ±0.02%.
The selection of the Flux system is equally critical. Rosin-based flux produces large amounts of carbonized residues and experiences rapid acid value attenuation when reflowed above 240℃, making it unable to continuously passivate the tin surface. On the other hand, if modified organic acid flux has excessively high activity, it will form local corrosion pits at the edges of solder joints. Therefore, we have ultimately settled on a medium-activity formulation containing benzotriazole derivatives, which can form a complete adsorption film during the 180℃ holding stage, both inhibiting tin ion migration and not hindering alloy wetting.
Solder paste printing parameters must be managed in conjunction with the solder paste formulation. For example, when the sphericity of tin powder in the solder paste is lower than 92%, even with a Type 3 stencil and a 45° squeegee angle, solder paste collapse at the pad edges will still occur, further resulting in uneven solder joint cross-sections after reflow. Such geometric defects amplify the stress gradient at grain boundaries, causing tin whiskers to appear prematurely during the 72-hour bias test. Therefore, we require suppliers to provide laser particle size distribution reports for each batch of solder paste, with D50 strictly controlled at 25±2μm and D90≤38μm.
Aging test data shows that under 85℃/85%RH + 5V bias conditions, using a solder paste formulation microalloyed with 0.015% bismuth extends the tin whisker initiation time from 168 hours for conventional formulations to over 520 hours. However, once the bismuth addition exceeds 0.02%, it will enrich at the solder joint interface and induce low-temperature brittle fracture. Therefore, this window must be maintained through real-time ICP-MS monitoring, and products cannot be released solely based on factory inspection reports.
