Parameter Setting of Heating Rate and Peak Temperature for Solder Paste Reflow Soldering Profile

Parameter Setting of Heating Rate and Peak Temperature for Solder Paste Reflow Soldering Profile

We never copy the manufacturer's recommended values when adjusting parameters. Instead, we first examine the metal content and Flux activity corresponding to the Solder Paste model, then fine-tune the solder paste reflow parameters based on the actual furnace temperature uniformity deviation, chain speed fluctuation range, and copper thickness differences of different batches of PCB on the production line. For example, if the heating ramp rate of low-temperature lead-free solder paste exceeds 3℃/s during the ramp-up stage, it is easy to cause microcracks at the end of 0201 resistors. When high-TG boards are paired with large-size BGA, the soak zone must be extended to more than 90 seconds to fully release internal stress.

It is most reliable to control the ramp-up rate of the preheat zone between 1.0 and 1.5℃/s. Too fast will cause the solvent in the solder paste to vaporize violently and form splashes, while too slow will cause the flux to deactivate prematurely. Especially for rosin-based solder paste, if it stays below 150℃ for more than 120 seconds, an oxide film will thicken, which directly weakens the subsequent wetting ability. We once had a batch of QFN devices with poor solder fillet climbing on the pads due to a sudden drop in chain speed of 0.15m/min. Later, we found that the actual temperature in the soak zone was 4.2℃ lower than the set value. The root cause was that the thermocouple calibration offset was not corrected in time.

The temperature window of the soak zone must be strictly controlled between 170 and 200℃, and the duration must be no less than 60 seconds. This stage must ensure complete decomposition of the flux while avoiding excessive oxidation of the solder powder surface. If bismuth-containing solder paste is used, the upper limit must be kept below 190℃; otherwise, Bi elements will segregate at high temperatures, causing increased brittleness of the solder joints. Nickel-containing solder paste, on the other hand, requires a longer soak time to activate the nickel layer diffusion reaction.

The peak reflow temperature is not the higher the better. For mainstream SAC305 Solder Paste, holding in the 235-245℃ range for 45-65 seconds is sufficient to complete the metallurgical bond. However, when encountering double-sided mixed assembly boards, the peak temperature on the top side must be limited to 238℃ and raised to 242℃ on the bottom side; otherwise, the large thermal mass components on the bottom side will drag down the overall thermal response. We once used the same set of solder paste reflow parameters to test three PCBs with different lamination structures. Only the one with 1.2oz copper thickness and FR4 + high-frequency material mixed lamination had an excessive BGA solder ball void rate. The problem was finally solved by reducing the peak zone slope from 0.8℃/s to 0.5℃/s.

The cooling rate is equally critical. The ideal value should be maintained between -3 and -4℃/s. Too fast will cause microcracks in the solder joints, while too slow will coarsen the eutectic structure, especially for solder paste with a silver content higher than 3.5%. We tested the same furnace and found that after the ambient temperature rose from 22℃ to 30℃, the measured cooling zone rate dropped by 0.9℃/s, and immediately 0.4mm pitch QFP pin solder bridging occurred. The remedial measure was to install a forced air cooling module at the outlet instead of simply increasing the fan speed.
