Key Points for Solder Paste Selection for Vacuum Reflow Soldering Process

Key Points for Solder Paste Selection for Vacuum Reflow Soldering Process

The vacuum reflow process does not simply mean putting ordinary Solder Paste into a vacuum chamber to produce good solder joints. Instead, it requires the solder paste itself to achieve the triple synergy of sufficient Flux activation, uniform melting of alloy particles, and continuous gas escape under low-pressure conditions. Once the rosin-based carrier in the solder paste accounts for too high a proportion or the solvent boiling point distribution is too wide, the vacuum stage will cause solder paste collapse, solder spattering, or uneven pad wetting due to violent boiling. During commissioning at an automotive electronics factory in Dongguan, we found that the void rate of the same 0201 component soared from 8% to 35% after using non-vacuum dedicated solder paste. The root cause was that its flux carbonized prematurely under a vacuum degree below 10 kPa, losing its reducing ability and failing to remove the oxide film.

The metal content of vacuum solder paste usually needs to be controlled within the range of 89.5±0.3%. This seemingly small value actually affects the entire reflow window. If the metal content is lower than 89.2%, the liquidus temperature will shift upward, leading to delayed melting in the vacuum stage and forming cold solder joints. If it is higher than 89.8%, the viscosity will rise sharply, affecting printing release and solder paste slump control. We once compared three solder pastes with different metal contents under the same vacuum profile (50 kPa → 5 kPa → hold for 60 s). A difference of only 0.2% caused the IMC layer thickness of BGA solder joints to fluctuate by 1.8 μm, which is directly related to the attenuation of thermal cycle life.

The flux residue during the solder paste welding process must meet the requirements of IPC-J-STD-004B Class L0, that is, the ionic contamination value ≤ 0.5 μg/cm² NaCl equivalent. Otherwise, the vacuum environment will accelerate the migration of residues and induce CAF failure, which will significantly degrade the dielectric performance especially on high-frequency PCBs. A 5G base station module once suffered batch impedance drift after vacuum reflow due to the selection of solder paste containing amine activators. Re-testing found that its halogen residue exceeded the standard by 2.3 times. The problem completely disappeared after switching to halogen-free, low ionic residue vacuum solder paste.

The reflow peak temperature setting must strictly match the liquidus temperature of the solder paste. The liquidus of common SAC305 series vacuum solder paste is concentrated at 217℃~219℃. If the actual temperature control deviation of the equipment temperature zone exceeds ±1.5℃, some solder joints may be in a semi-molten state, which is easily disturbed during vacuum pumping to form a group of holes. We recommend using a KIC verification board to measure the temperature profile before each furnace goes online, and lock the vacuum trigger timing within the 3rd to 5th seconds after the solder paste is completely melted and the surface tension is stable. Triggering earlier than this window is prone to bring in flux vapor, while triggering later than this window means the molten solder has begun to solidify, and the gas cannot be effectively discharged.

The printing parameters and the rheological properties of the solder paste must be calibrated synchronously. Vacuum solder paste generally adopts a rheological design with stronger pseudoplasticity, and the squeegee pressure needs to be reduced by 15%~20% compared with conventional solder paste. Otherwise, it is easy to cause trailing at the edge of the stencil opening. These excess solder pastes will migrate to the outside of the pad under the action of pressure difference in the vacuum stage, eventually forming solder balls or bridging. An LED packaging factory in Shenzhen once caused the yield of 0.3 mm pitch QFN to fall below 92% for three consecutive days due to this problem. It returned to normal after adjusting the squeegee angle to 55° and synchronously reducing the pressure by 0.8 kgf.
