Improvement of Solder Paste Bridging and Solder Balls on 0.3~0.4mm Fine-Pitch Pins

Improvement of Solder Paste Bridging and Solder Balls on 0.3~0.4mm Fine-Pitch Pins

When processing devices with 0.3~0.4mm pin pitch such as QFN-24 and TSSOP-16, we found that solder bridging and short circuits often occur between the 3rd and 5th pads on both sides of the long edge of the IC, while Solder Paste beading defects frequently appear under the device body or within 0.15mm outside the pads. This indicates that the root cause of the problem is not in the Reflow Soldering stage, but hidden dangers are already present in the solder paste printing stage, because uneven solder paste printing thickness or edge collapse will directly cause the solder to flow to low potential energy areas and splash into beads during melting.

The stencil aperture must adopt a trapezoidal chamfer design, and the aperture area ratio must be strictly controlled between 0.62~0.65. If a traditional rectangular aperture is used, the solder volume at the center of the pad will be too high while insufficient on both sides. During reflow, excessive solder at the center will climb to adjacent pads to form bridging, while edge solder paste is easily pulled out into tiny droplets under shear force, which cannot be fully oxidized in a nitrogen atmosphere and solidifies into solder beads.

When the squeegee angle is set to 58°±2°, the printing speed is maintained at 35mm/s, and the squeegee pressure is kept at 5.2kgf, the rolling behavior of the solder paste in the stencil window is the most stable. At this time, the solder paste can completely fill the aperture without remaining on the bottom of the stencil due to viscous stringing during demolding. Otherwise, residual solder paste will be brought into non-pad areas in subsequent printing, becoming a direct source of solder paste beading defects.

The solder paste must be taken out of the refrigerator 2 hours in advance and left unsealed in a constant temperature environment of 25℃. The stirring time should be controlled at 90 seconds, and the original matching stirring blade must be used. Insufficient stirring will lead to uneven Flux distribution, unbalanced surface tension of the solder paste after printing, and easy local contraction and particle ejection when the squeegee is withdrawn. These particles will burst under heat during reflow, forming typical solder paste beading defects.

Before each line change, the back of the stencil must be wiped with a Class 100 lint-free cloth dipped in IPA, focusing on cleaning dry solder paste residue within 0.2mm directly below the aperture. Because residue accumulation will reduce the support rigidity of the stencil in this area during subsequent printing, causing local downward deformation and sudden changes in solder paste transfer rate. Such mutations are highly likely to induce solder bridging on 0.4mm pitch pads, which operators often misjudge as batch abnormalities of the solder paste itself.

We have successively replaced solder pastes of different brands three times, but the defect rate did not improve. Finally, microscopic observation revealed that after the stencil was used more than 2500 times, burrs of 0.012mm level appeared on the aperture wall. The burrs hooked the solder paste and caused incomplete demolding. Therefore, stencil life management must be included in the daily inspection items of solder paste printing, and cannot only rely on the theoretical life value provided by the supplier.
