We have found in actual production lines that solder ball issues often do not occur in isolation, but are highly correlated with the simultaneous deterioration of three parameters: Solder Paste printing offset exceeding 0.15mm, stencil aperture ratio below 0.65, and nitrogen environment dew point above -40℃. As long as any one of these conditions breaks through the critical value, the number of solder balls per board may jump from an average of 0.3 to over 5.
The JJY production line currently implements a strategy of full inspection of the first five boards per batch plus random sampling of 1 board for every subsequent 20 boards. The sampling positions are fixed at three high-incidence areas: below the BGA area, the 0201 dense area, and the edge of the QFN thermal pad. This is because these areas have a strong tendency of solder paste collapse, severely obstructed Flux volatilization paths, and if the reflow peak temperature falls within the 235℃±2℃ range and the holding time exceeds 90 seconds, it is extremely easy to induce solder ball nucleation and cause them to be entrained and migrated by airflow.
When operators perform visual inspection using a 10x magnifier with light, they must simultaneously record the distribution density of solder balls and the bridging status of adjacent solder joints. If more than 3 spherical reflective bodies with a diameter greater than 0.12mm appear in the same field of view, accompanied by at least one solder joint with a wetting angle less than 30 degrees, the entire batch shall be suspended from circulation, and the stencil cleaning records and solder paste opening timeliness of the previous hour shall be immediately traced. Because when solder paste has been opened for more than 8 hours without stirring, and the thickness of the dry solder paste film remaining at the bottom of the stencil reaches 8μm or more, the probability of solder ball occurrence will increase by 4.7 times.
We do not rely on AOI's recognition sensitivity for solder balls, as it has basically no response to the bottom of SMD components, thermal pad shadow areas, and micro solder balls below 0.08mm. However, manual sampling combined with the custom oblique-angle lighting base of JJY can clearly distinguish matte solder balls embedded in flux residue. This physical recognition method has a much higher stable reproducibility in mass production than algorithm models.
When solder ball accumulation is found on the outlet side of certain tracks on site, the first reaction is not to adjust the furnace temperature curve, but to check whether the corresponding air knife angle of the track deviates by more than 1.5°, whether the nitrogen nozzle blockage rate is higher than 30%, and whether the chain tension causes the PCB to have lateral jitter of more than 0.3mm in the furnace. Because mechanical disturbance is the fundamental cause of solder balls detaching from the pad, rather than simply improper temperature control.
All sampling data is entered into the MES system and bound to the solder paste batch number of the current shift. When solder ball exceedances are detected at the same station for two consecutive batches, the system automatically triggers a stencil electropolishing request and a squeegee pressure calibration task. This closed-loop mechanism shifts solder ball defects from passive interception to active suppression, nipping batch defects in the bud before a chain reaction forms.
