Effect of Flux Volatilization Rate in Solder Paste on Solder Joint Formation

Effect of Flux Volatilization Rate in Solder Paste on Solder Joint Formation

The volatilization rate of Solder Paste Flux is not an isolated parameter; it is strongly coupled with Solder Paste printing thickness, the heating ramp rate of the reflow preheating zone, and the dwell time in the soaking zone. When we were debugging 01005 components at an automotive electronics factory in Dongguan, we found that after the conveyor speed was increased from 70 cm/min to 90 cm/min, the void rate of solder paste joints soared from 12% to 38%. The root cause was that the Flux had not fully volatilized before entering the peak zone, causing the molten solder powder to be displaced from its original pad position by airflow disturbance.

Low-boiling-point solvents in the flux (such as ethanol and acetone) typically escape in a concentrated manner within the 120°C to 150°C range. If the heating ramp rate in the reflow preheating zone exceeds 2.5°C/s, the flux on the solder paste surface will instantly vaporize and cause micro-explosions. This not only carries away some solder powder, resulting in insufficient solder at the joint, but also accumulates oily residue at the edge of the solder paste. This is exactly the main cause of the one-sided wetting defect on QFN components that we have repeatedly encountered. After reducing the ramp rate to 1.8°C/s and extending the soaking time above 140°C to 65 seconds, the solder bridging rate of the same solder paste dropped from 7.3% to 1.1%.

The flux formulations of solder pastes from different brands vary greatly. A certain Japanese solder paste can achieve 92% solvent volatilization after 120 seconds at a constant temperature of 135°C, while a certain domestic medium-temperature solder paste only volatilizes 67% under the same conditions. This means that if the latter is used with the temperature profile settings of the former, a large amount of flux will inevitably be carried over into the reflow zone, ultimately forming carbonized residue at the root of the solder paste joint. Under a microscope, a distinct black edge is visible, and the average thrust test value decreases by 23%.

The stencil aperture size in the printing process also indirectly regulates the volatilization efficiency of the flux. When printing 0.3 mm × 0.15 mm QFN pads with a 0.1 mm thick stencil, the solder paste volume is 18% less than the theoretical value, leading to relative enrichment of the flux. Even if the temperature profile remains unchanged, the surface of the solder paste joint is more prone to light-colored halos formed by flux overflow. This phenomenon is particularly prominent during the plum rain season when the humidity is higher than 65% RH, because the boiling point of moisture-absorbed flux generally rises by 8°C to 12°C.

We have verified the differences in solder joint morphology of the same solder paste under nitrogen and air atmospheres. In a nitrogen environment, the onset temperature of flux volatilization is delayed by 5°C, and the peak volatilization rate is delayed by 18 seconds. The result is that the wetting angle of the solder paste joint decreases by an average of 6.2°, but the amount of tin oxide dross increases by 0.03 mg/mm² instead. This indicates that after the volatilization rhythm of the flux is changed, the reduction reaction window is compressed, and the endpoint temperature of the soaking zone must be adjusted synchronously to maintain the metallurgical bonding quality of the solder paste joints.
