Countermeasures for Insufficient Solder Paste Deposition Caused by Undersized Solder Paste Stencil Apertures

Countermeasures for Insufficient Solder Paste Deposition Caused by Undersized Solder Paste Stencil Apertures

When addressing the batch cold solder joint issue of BGA devices with 0.4mm pitch, we observed under a microscope that the Solder Paste volume on the pads was significantly insufficient. With a stencil thickness of 100μm and an aperture size of only 0.32mm × 0.32mm, its area ratio had fallen below the industry-recognized safety threshold of 1.5. At this point, even when the squeegee pressure was adjusted to 0.45MPa and the speed was reduced to 40mm/s, the solder paste still struggled to fully fill the apertures, because the solder paste itself had high viscosity and a low thixotropic index, which prevented it from rapidly releasing fluidity under shear force.

To address this issue, instead of directly reworking the stencil, we simultaneously launched three on-site intervention measures. First, we switched the solder paste to a medium-high activity model with a thixotropic index ≥6.8 and a viscosity of 750Pa·s@10rpm, making it easier to collapse and flow the moment the squeegee passes. Second, we fine-tuned the printing speed from 40mm/s to 35mm/s and simultaneously reduced the demolding speed to 5mm/s, extending the residence time of the solder paste within the stencil apertures to improve transfer efficiency. Finally, we changed the squeegee angle from 60° to 55°, which not only prevents excessive squeezing that would scrape away the solder paste, but also ensures sufficient downward pressing force to allow the solder paste to overcome aperture wall friction and complete filling.

During verification, we found that when the aspect ratio of stencil apertures is less than 1.2, parameter optimization alone can no longer fundamentally solve the problem of insufficient solder paste volume. It is necessary to jointly review the pad compensation logic in the original Gerber data with the stencil manufacturer to confirm whether the apertures were artificially reduced due to incorrect solder mask offset compensation. At the same time, check whether the aperture wall roughness after laser cutting exceeds 0.8μm, as burrs will significantly increase the solder paste peeling resistance, and even nitrogen jet-assisted demolding will have little effect at this point.

Actual production line operation data shows that after completing the above adjustments, the solder paste volume CV value in SPI inspection narrowed from 18.7% to 9.3%, and the AOI missed solder alarm rate for two consecutive batches totaling 1200 PCBA boards dropped from 4.2% to 0.3%. This indicates that the improved stability of solder paste volume directly translates to a substantial improvement in first-pass soldering yield, rather than relying solely on subsequent reflow processes for compensation.

It is particularly important to note that if the same stencil has both micro-apertures below 0.3mm and large pads above 1.2mm, a single set of squeegee parameters must not be used uniformly. Printing segments must be divided by area; otherwise, the solder paste volume in small aperture areas will remain consistently low, while solder beads may form in large aperture areas. This is a key detail overlooked by many engineers.
