Solder Paste High-Density PCB Production Solder Paste Coating Amount Control Method

We found during mass production of 0.35mm pitch BGA and 0.4mm QFN that, after the same stencil was used for continuous printing of 300 boards, SPI inspection showed the Solder Paste volume coefficient of variation (CV value) soared from an initial 8.2% to 16.7%, while 12% tombstoning and 7% bridging occurred after solder paste reflow. The root cause is that the sidewall roughness of stencil apertures deteriorated from 0.8μm to 2.3μm as usage count increased, leading to incomplete solder paste release and intensified fluctuation in residual paste volume. Therefore, the stencil service life must be reduced from the theoretical 50,000 cycles to the actual 23,000 cycles, and a SEM sampling inspection mechanism for aperture walls every 5,000 boards must be established.

Squeegee pressure setting cannot rely solely on equipment default values; it must be dynamically adjusted in combination with the measured viscosity of the current solder paste batch. For example, when the viscosity of solder paste at 25℃ rises from 850Pa·s to 920Pa·s, if the original 0.45MPa pressure is maintained, the average printing thickness will decrease by 6.3μm. At this point, the pressure must be synchronously increased to 0.49MPa and the release time extended by 0.15 seconds; otherwise, the solder volume on 0201 component pads will fall below the process lower limit of 120μm³. This parameter combination has been verified on 12 production lines and can stably maintain CPK above 1.42.

The impact of Solder Paste Storage temperature and warm-up process on solder volume is far greater than conventional understanding. After a batch of solder paste was stored at 22℃ for 4 hours and directly put into production, its thixotropic recovery rate only reached 68%, resulting in a printing thickness standard deviation of ±9.5μm for the first 10 boards. However, if the process of 2~8℃ refrigeration + 4 hours natural warm-up + 30 minutes standing with the lid open is strictly implemented, the thixotropic recovery rate increases to 93%. Under the same conditions, the SPI thickness CV value drops from 14.1% to 7.8%. This shows that the stability of solder paste dosage is essentially a material state management issue rather than a simple equipment parameter issue.

Stencil tension attenuation will cause local aperture deformation, especially in the four corner areas of 0.15mm thick laser-cut stencils. When the tension drops from the initial 50N/cm² to 42N/cm², the area shrinkage rate of the corresponding 0.25×0.15mm aperture reaches 3.7%, directly causing a 11.2% reduction in solder paste volume on QFN thermal pads in this area. Therefore, we require full-point tension inspection with a tension meter every shift and set 45N/cm² as the mandatory replacement threshold. This action reduces the over-standard rate of solder paste volume deviation in high-density areas by 41%.

When workshop humidity exceeds 65%RH, the solder paste surface easily absorbs moisture and forms a skin, causing tiny fractures as the squeegee passes. This phenomenon appears under a microscope as serrated edges of the solder paste rather than smooth arcs. At this time, even if SPI shows the thickness is qualified, the actual effective solder volume has already been lost by 8%~12%. Therefore, the SMT workshop humidity must be locked at 45±5%RH, and the dosage for the current shift must be configured within 2 hours after the solder paste is opened, to avoid uncontrollable solder paste dosage deviation introduced by environmental variables.
