Eutectic solder has a fixed single melting point, with melting and solidification occurring simultaneously

Eutectic solder has a fixed single melting point, with melting and solidification occurring simultaneously

The fundamental reason why Eutectic Solder is widely selected in actual production lines lies in the predictability of thermal behavior brought by its fixed, single melting point. When the tin-silver-copper alloy ratio is precisely controlled at Sn96.5Ag3.0Cu0.5, melting and solidification occur synchronously within the range of 217.5℃±0.3℃, which neither produces a wide pasty region of solid-liquid coexistence, nor avoids the risk of microcracks caused by dendrite segregation during the cooling process of non-eutectic compositions.

When we batch-introduced JiajinYuan eutectic solder into the production line of an automotive electronics customer, we found that when the reflow peak temperature was set at 235℃ and the time above liquidus was maintained for 65 seconds, the thickness of the BGA solder joint IMC layer was uniformly controlled between 2.8 and 3.1 μm. However, if non-eutectic Sn96.5Ag3.5 solder was used instead, the IMC fluctuation expanded to 2.4 to 3.7 μm under the same temperature zone settings, and X-ray inspection showed that the corner void rate increased by 12.6 percentage points.

The printing process has higher adaptability requirements for eutectic solder, because its clear melting point leads to a narrower Flux activity window. If the squeegee pressure is higher than 0.45MPa and the speed is lower than 45mm/s, it is easy to cause Solder Paste collapse and intensified oxidation before reflow. Especially when the ambient humidity exceeds 60%RH, the solder joint wetting angle on OSP boards will deteriorate from the normal 28° to above 41°.

The debugging of the furnace temperature curve must reconstruct the logic around the melting point characteristics of eutectic solder. The end temperature of the soaking zone must be strictly controlled between 205℃ and 210℃; otherwise, insufficient preheating will lead to increased flux residue, while excessive soaking will cause some solder particles to soften and stick in advance, resulting in the stencil aperture blockage rate rising to 7.3% after 25 consecutive production pieces.

The batch-to-batch melting point dispersion of JiajinYuan eutectic solder is controlled within ±0.3℃. We used the same DSC equipment to continuously test 12 batches of samples, with a maximum deviation of only 0.28℃. This enables the same furnace temperature curve to be directly reused among three reflow ovens of different brands, reducing line changeover debugging time from an average of 47 minutes to within 19 minutes.

For QFN devices with a 0.3mm pitch, the synchronous solidification characteristics of eutectic solder effectively suppress the bridging extension trend. We found in comparative tests that when using JiajinYuan eutectic solder, the bridging occurrence rate is 63% lower than that of conventional Sn96.5Ag3.0Cu0.5 non-eutectic solder, and there is no solder dragging phenomenon at the moment the soldering iron is withdrawn during rework, indicating that the surface tension of the liquid metal completes ordered reconstruction at the starting point of solidification.

Storage conditions directly affect the reflow performance of eutectic solder. For solder paste that has been opened and stored without nitrogen filling for more than 36 hours, its viscosity recovery rate reaches 18.7%. At this time, even if the squeegee angle is adjusted to 60°, the printing release rate still drops to 82.4%, while the release rate of the same batch of solder paste stored under full nitrogen protection for 72 hours remains at 99.1%.
