The rapid explosive growth of the AI electronics industry has thoroughly driven the iteration of downstream high-end electronic manufacturing processes, forcing SMT Solder products to rapidly upgrade toward ultra-fine and high-reliability directions. The mass production scale of AI servers, AI accelerator cards, and various intelligent terminal devices continues to expand. The hardware integration logic, operating conditions, and service requirements of such high-end devices are fundamentally different from those of traditional consumer electronics. This has put forward brand-new stringent standards for the powder particle size accuracy, printing forming consistency, and high-temperature welding reliability of supporting SMT solders, thoroughly raising the industry's technical threshold.
As core computing hardware, AI servers have far higher internal integration than conventional server devices. Core components such as GPU core modules, HBM high-speed memory, and high-speed interconnect control chips continue to iterate and upgrade, with packaging density constantly breaking through upper limits. The proportion of BGA and CSP fine-pitch packaged components on the PCBA board of the whole machine has increased significantly, and the welding process standards for conventional pitch components can no longer meet the production needs of computing hardware. Currently, mainstream AI computing motherboards have batch-introduced 0.3mm pitch ultra-fine pitch devices, and some high-end models have further reduced pitch specifications. Such ultra-high-density packaging scenarios have extreme requirements for Solder Paste release performance, solder volume uniformity, and forming flatness.
Conventional T3 and T4 particle size solder pastes have relatively large powder particles, which are prone to problems such as clogging, incomplete release, and solder paste accumulation during fine-aperture stencil printing. They fundamentally cannot meet the batch production yield requirements of ultra-fine pitch devices. The industry has now generally switched to T5 and T6 ultra-fine particle size solder pastes to match precision printing processes. Finer tin powder particles with more uniform sphericity can fully fill the micro-apertures of ultra-thin stencils. This can effectively ensure precise control of solder volume for fine-pitch solder joints, eliminate batch defects such as insufficient solder, cold solder joints, and solder bridging, and adapt to the precision assembly needs of AI computing motherboards.
In addition to printing accuracy, the high-power characteristics of AI servers pose new challenges to the high-temperature reliability of solders. Computing motherboards operate under long-term high load, with the working temperature of GPU and HBM core areas normally maintained above 85°C, and local instantaneous temperatures even higher. Solder joints need to continuously withstand high-temperature stress impacts for a long time, making them prone to reliability hazards such as metal layer aging, creep deformation, and fatigue cracking. Ordinary commercial-grade SAC solders have insufficient high-temperature stability, and their performance will rapidly degrade under long-term high-temperature conditions, failing to meet the long-cycle service requirements of computing equipment.
To address the high-temperature operating conditions of AI servers, high-end dedicated solders improve performance through dual optimization of process and formulation. Manufacturers dope trace metal elements into the traditional tin-silver-copper alloy system, combined with nano-enhanced particle modification technology. This can effectively refine the metallographic structure of solder joints and improve the stability of the intermetallic compound layer. It greatly enhances the high-temperature creep resistance and thermal fatigue resistance of solder joints, ensuring solder joint reliability under long-term high-load operation of AI servers, and reducing the risk of later failure and rework of the whole machine.
The miniaturization and microminiaturization trend of AI intelligent terminals further drives solder technology to iterate toward the ultra-fine precision dimension. Terminal products such as AR/VR smart wearable devices, AI smartwatches, and TWS Bluetooth earphones pursue extremely thin and light body designs. The size of internal PCB circuit boards is extremely compressed, and component arrangement density is maximized, making conventional SMT processes completely unsuitable. Such micro devices are generally equipped with 0201 and 01005 ultra-micro components, with extremely small packaging pitch and very low fault tolerance.
The welding production of ultra-micro components must rely on the coordinated adaptation of ultra-fine particle size solder paste and precision ultra-thin stencils. Ultra-fine tin powder has better fluidity and more uniform filling, which can match the precise printing and forming of tiny pads. It can effectively solve defect problems that easily occur during micro device welding, such as cold solder joints, missed soldering, and solder bead short circuits. The continuous iteration and update of AI terminal devices constantly force Solder Manufacturers to optimize powder classification, alloy formulation, and Flux rheological properties, continuously promoting the steady improvement of the refined manufacturing level of the entire solder industry.
