Key Points for Selecting Solder Paste for Thick-Copper PCB Board Soldering

Thick copper PCBs are widely used in power modules, LED drivers, and automotive OBCs. The high heat capacity resulting from copper thicknesses above 2 oz makes conventional PCB Solder Paste highly prone to issues such as poor wetting, excessive voiding, and solder joint shrinkage cracking during reflow. Over three consecutive months of mass production on an 8-layer, 4 oz thick copper board, we found an average void rate of 35% under BGA components. After switching to a thick copper solder paste with 90.5% metal content, 280 Pa·s viscosity, and a thixotropic index of 4.2, the void rate was reduced to below 12%. This demonstrates that the metal content and rheological parameters of the solder paste must be strictly matched to the thermal response characteristics of thick copper.

The stability of the printing process directly determines the success of subsequent soldering. The surface roughness Ra of thick copper board pads often reaches above 1.8 μm. Under squeegee pressure, ordinary solder paste is prone to edge collapse and infiltration into the sidewall gaps of the copper foil, resulting in insufficient solder or bridging. After switching to a rosin-based, activity-enhanced thick copper solder paste with a particle size D50 of 25 μm, the stencil aperture utilization increased from 68% to 89%, and no significant clogging was observed after 500 consecutive prints. The key is that the thixotropic recovery time of this solder paste is controlled within 1.2 seconds, allowing it to quickly fill local voids caused by surface irregularities on thick copper pads.

The dynamic wetting behavior during reflow is more sensitive than that of ordinary PCBs. Thick copper solder paste must demonstrate the ability to continuously release activity and reduce interfacial tension within the 150°C to 183°C range; otherwise, unmelted Flux residue is likely to remain at the root of QFN leads. In comparative tests, we found that a thick copper solder paste containing a blended system of sebacic acid and adipic acid achieved a 0.13 mm higher solder joint climb height at a peak temperature of 217°C compared to a single rosin system, and the uniformity of the IMC layer thickness improved by 22%. This is because the stepwise activation mechanism of its organic acids in the mid-temperature range effectively compensates for the local temperature lag caused by thick copper heat absorption.

Cleaning compatibility is often overlooked, but thick copper boards are mostly used in high-reliability scenarios. For water-washable thick copper solder paste, if the residual ion content exceeds 45.2 μg/cm², it will induce electrochemical migration under humid and biased conditions. We once caused batch CAF failures in an automotive project due to a solder paste labeled as no-clean but actually requiring weak water washing. The issue was ultimately resolved only after switching to a dedicated thick copper solder paste with chloride ion content < 0.5 μg/cm² and a stable ethylene glycol monobutyl ether content of 6.3 ± 0.4%. This indicates that the chemical residue indicators of PCB solder paste must be recalibrated according to thick copper application grades.

Batch-to-batch consistency is the lifeline of production lines. If the viscosity fluctuation of the same model of thick copper solder paste exceeds ±15 Pa·s, the standard deviation of printing thickness will surge from 8.2 μm to 14.7 μm. When accepting a certain brand of solder paste, we found that the thixotropic indices of its three batches were 4.1, 5.3, and 3.9, respectively. We immediately suspended the introduction and required the supplier to provide a rheological profile for each batch upon delivery. This is because thick copper PCBs cannot tolerate discrete drift in the physical property parameters of solder paste; any deviation may translate into hidden cold solder joints or weak solder joints after reflow.
