Design of Stencil Aperture Ratio for Solder Paste Fine-Pitch Products

Design of Stencil Aperture Ratio for Solder Paste Fine-Pitch Products

The root cause of fine-pitch Solder Paste printing defects often lies not in the solder paste itself, but in the mismatched balance between the stencil aperture ratio and the rheological properties of the solder paste. When we were running mass production of 0.4mm pitch QFN devices for a customer in Shenzhen, we found that when the aperture ratio was increased from 80% to 85%, the SPI false solder alarm rate instead rose by 12.7%. This is because under fine-pitch conditions, the adhesion force of the solder paste on the stencil hole walls increases significantly; an excessively large aperture area causes the solder paste to be pulled apart during demolding rather than transferred completely.

In actual debugging, the solder paste model, stencil thickness, and squeegee pressure must be considered in a coordinated manner. For example, when using low-viscosity fine-pitch solder paste (such as SN63/Pb37, particle size D50=15μm), if the stencil thickness is 0.12mm, the aperture ratio must never exceed 83%; otherwise, bridging will continuously occur on 0.3mm pitch BGA. After switching to high thixotropy solder paste, the aperture ratio can be relaxed to 85% under the same parameters, provided that the squeegee angle must be synchronously adjusted from 55° to 60° to enhance the shear force.

We have verified the differences between electroforming and laser cutting processes of 12 mainstream stencil manufacturers. When the aperture ratio of electroformed stencils is 82%, the solder paste release rate is stable at 92.4%±0.8%, while for laser-cut stencils of the same specification, due to high hole wall roughness, the release rate is only 87.1% with a standard deviation of 2.3%. This means that the latter must reduce the aperture ratio to 79% to achieve the same printing consistency; otherwise, in continuous production, 1 out of every 23 boards will have insufficient solder volume.

An on-site quick method to determine whether the aperture ratio is reasonable is to observe the morphology of residual solder paste on the back of the stencil. If the residue is in a continuous film form with a thickness >8μm, it indicates that the ratio is too high and demolding is incomplete; if the residue is in isolated particles with a diameter <10μm and sparse distribution, it is most likely that the ratio is too low and the solder paste has not filled the hole cavity. At this time, even if the SPI shows OK, the solder joint height after reflow will be more than 18% lower than the standard value.

Special attention should be paid to 0.3mm pitch QFP devices, whose pin pitch is already close to twice the average diameter of solder paste particles. At this time, if the aperture ratio is set to 80% according to traditional experience, the measured solder paste volume coefficient of variation (CV value) is as high as 14.6%. It must be reduced to 76% and matched with a 0.10mm stencil thickness to control the CV value within 7.2%. This value is just below the AOI missed inspection threshold, preventing batch tombstone defects from flowing out.
