BGA Soldering Rework and Ball Mounting, Stable Solder Paste Forming with Low Offset

BGA Soldering Rework and Ball Mounting, Stable Solder Paste Forming with Low Offset

The biggest headaches in BGA rework ball mounting are paste misalignment after printing, bridging or missing balls after reflow. These issues are often not caused by equipment precision, but by improper matching between Solder Paste rheological properties, stencil apertures, and squeegee parameters. We repeatedly validated with JJY SN63Pb37-205 solder paste on 0.3mm pitch BGA, and found its viscosity decay curve shows no obvious slump within 45 minutes at 25℃ room temperature. Combined with a 30° squeegee angle and 80mm/s printing speed, a 98.7% single ball formation rate can be achieved.

The stencil aperture to solder paste volume ratio must be strictly locked within the 0.62~0.68 range

An excessively large aperture will cause excessive solder paste slump after reflow leading to bridging, while an overly small aperture results in insufficient ball diameter and easy displacement from airflow disturbance. We tested the same 0.18mm thick laser-etched stencil with an aperture size of 0.26mm×0.26mm, and the single-point deposition volume of JJY solder paste was 12.3nL. After reflow, the average solder ball diameter was 0.298mm with a standard deviation of only ±0.006mm. When switching to a 0.24mm aperture, the ball diameter dropped to 0.272mm and the out-of-tolerance offset rate reached 11.3%. This shows that volume control must be calibrated synchronously with solder paste particle size (25±3μm) and Flux volatilization rate.

Squeegee pressure and angle require dynamically coupled adjustment

When the squeegee pressure is set between 0.8~1.2kgf and the angle is fixed at 30°, the shear stress distribution of the solder paste within the stencil apertures is uniform. However, if the angle drops to 25° and the pressure rises to 1.3kgf, solder paste trailing will occur in the edge area of the BGA, inducing ball eccentricity. We once failed to adjust the angle and pressure synchronously, and encountered systematic 12 o'clock direction offset in three consecutive batches of BGA rework next to QFN packages. Re-measurement found that the stencil support rib spacing at this position increased by 0.03mm, causing insufficient local downward pressure. After reinforcing with adhesive, the issue returned to normal.

Pre-reflow standing time affects solder paste surface tension reconstruction

The standing time from printing completion to entering the reflow oven is most reliably controlled at 4~7 minutes. If less than 3 minutes, the flux does not fully wet the copper pad surface, making it easy for the ball to be pushed off center by airflow during reflow. If more than 9 minutes, the solvent on the solder paste surface volatilizes too quickly, forming a hard film that hinders the self-alignment movement of the ball in the early melting stage. In one batch rework, we extended the standing time to 11 minutes, and X-ray inspection showed that 23% of solder balls had an offset of ≥25μm, and the AOI missed detection rate reached 41%. After switching to JJY's supporting nitrogen reflow oven, the standing window was relaxed to 5~8 minutes while still maintaining offset ≤18μm.

Fluctuations in ambient temperature and humidity amplify the nonlinear behavior of solder paste

When the workshop temperature rises from 23℃ to 26℃ and the relative humidity drops from 50%RH to 42%RH, the initial tack of the same batch of JJY solder paste decreases by 17%, and the probability of spontaneous offset of edge balls within 3 minutes after printing increases by 2.8 times. Therefore, we mandate that rework stations be equipped with dual-control constant temperature and humidity chambers, stabilizing the work area at 24±0.5℃ and 48±2%RH. After implementing this measure, the single-pass yield of ball mounting per day increased from 91.6% to 97.3%.
