How to Reduce the Excessive Void Rate of the QFN Bottom Thermal Pad in Solder Paste

How to Reduce the Excessive Void Rate of the QFN Bottom Thermal Pad in Solder Paste

The excessive solder paste void rate of the QFN bottom thermal pad is not a problem caused by a single factor, but the result of the combined action of solder paste rheological properties, stencil aperture design, printing parameter matching, reflow soldering atmosphere control and temperature curve response. After tracking 24 sets of AOI+X-ray data for three consecutive months on an automotive module production line in Dongguan, we found that 73% of batches with a void rate >25% had uneven Solder Paste printing thickness, and the void rate fluctuation of the same stencil on different printing machines reached 12 to 18 percentage points.

Low-void solder paste can indeed reduce void generation from the material side, but if the traditional 0.12mm thick stencil and 45° squeegee angle are still used, its thixotropic index and shear thinning behavior will instead aggravate solder paste collapse in the central area, blocking gas escape channels during reflow. We once switched the same low-void solder paste to a 0.10mm stencil and changed the aperture to a stepped 90% area ratio, after which the void rate dropped from 31% to 16%, while only changing the solder paste without modifying the stencil reduced the void rate by only 3.2 percentage points.

The squeegee pressure and speed in the printing process must be adjusted synchronously. Excessive pressure combined with high printing speed will cause solder paste to be forcibly squeezed into the edge of the pad to form a fillet, which melts during reflow and wraps internal gas to form a closed cavity, while too low pressure will cause poor demolding and insufficient solder volume. Our actual measurement at a power supply factory in Zhuhai showed that when the squeegee pressure increased from 5.2kg to 6.8kg and the speed decreased from 40mm/s to 25mm/s, the solder paste volume consistency in the central area of the QFN thermal pad increased by 22%, and the corresponding X-ray void distribution changed from concentrated to dispersed.

The oxygen content in the Reflow Soldering nitrogen environment must be stably controlled below 100ppm. Once it exceeds 150ppm, the oxidation of rosin derivatives in the Flux intensifies, generating high-viscosity residues that hinder bubble floating. At the same time, if the heating rate in the preheating zone is higher than 2.5℃/s, the difference in thermal expansion between the QFN body and the PCB will accelerate the skin formation on the solder paste surface, blocking internal volatile components under the solder. We verified on a communication module line in Suzhou that after adjusting the preheating section heating rate from 3.1℃/s to 2.3℃/s and calibrating the nitrogen inlet oxygen content from 180ppm to 85ppm, the standard deviation of the void rate for the same batch narrowed from ±9.6% to ±3.4%.

The frequency and method of stencil cleaning directly affect the consistency of solder deposition. If the stencil is put into production without thorough drying after ultrasonic cleaning, residual moisture will violently vaporize in the early stage of reflow, directly creating micro-void clusters at the bottom of the thermal pad. We compared the IPA wiping and vacuum drying combined process, and found that the latter kept the solder paste height CV value of 20 consecutive printed boards within 4.7%, while the former saw the CV value jump to 8.9% after the 12th board, with the corresponding void rate rising by 6.3 percentage points synchronously.
