Stencil aperture design is not as simple as just scaling up based on the nominal solder ball size and calling it a day. Through repeated verification on the JiajinYuan production line, we found that if the aperture diameter is directly set to the nominal solder ball value of 0.3mm, the Solder Paste deposit height after printing is insufficient with severe edge collapse, leading to a solder ball misalignment rate rising to 12% during ball mounting. By expanding the aperture to 0.35mm and processing it with an 8° single-sided taper, we not only ensure the solder paste volume meets ball mounting requirements but also use the tapered sidewalls to reduce demolding pulling force, improving the top flatness of the solder paste deposit by 40%.
Aperture shapes must uniformly be circular rather than hexagonal or square, as irregularly shaped apertures easily cause uneven solder paste flow direction under squeegee pressure. Especially in small aperture areas below 0.3mm, the solder paste accumulation at the sharp corners of hexagonal apertures is 23% higher than that of circular apertures, resulting in adjacent solder ball diameter differences exceeding 0.02mm on the same stencil. JiajinYuan's three X-ray sampling inspections confirmed that this phenomenon directly causes 2.7% cold solder joint defects in BGA256 packages.
Stencil thickness cannot be set in isolation and must be adjusted in conjunction with aperture dimensions. We insist on using 0.12mm thick stainless steel base material. If blindly thickened to 0.15mm, even with the aperture remaining at 0.35mm, the solder paste release rate will decrease by 18% due to increased sidewall friction, further leading to a 0.04mm reduction in average solder ball height after ball mounting, which exceeds the acceptance criteria for FC-BGA devices with coplanarity requirements ≤0.08mm.
Demolding speed and squeegee pressure must match the stencil aperture characteristics. JiajinYuan's on-site data shows that when using a 0.35mm circular aperture + 8° tapered stencil, a demolding speed higher than 30mm/s will cause solder paste deposit fracture, while a speed lower than 20mm/s will leave residual trailing. We ultimately locked 25mm/s as the optimal value, while squeegee pressure is strictly controlled at 0.3MPa. For every 0.05MPa fluctuation in pressure, the standard deviation of solder ball diameter increases by 0.008mm.
Cleaning frequency directly affects the actual via rate of apertures. JiajinYuan specifies that every 500 printed boards must be inspected hole by hole with a vacuum pen, and any blockages found must be immediately cleaned with a 150μm nylon brush combined with anhydrous ethanol. Otherwise, after 1200 consecutive boards, the equivalent diameter of 0.35mm apertures will decay to 0.32mm, with solder paste volume loss reaching 11%, at which point the consistency of ball mounting height is completely out of control.
