Selection of Thermal Fatigue Resistant Solder Paste for New Energy Energy Storage Electronic Control Boards

Selection of Thermal Fatigue Resistant Solder Paste for New Energy Energy Storage Electronic Control Boards

Energy storage electronic control boards undergo 3 to 5 deep charge-discharge cycles every day in wind power converters and solar-storage integrated units. The PCB surface temperature rises sharply from room temperature to 95°C before dropping back. This repeated thermal expansion and contraction causes microcracks in solder joints made with traditional 63/37 Solder Paste after only 2000 cycles. In our actual testing of a New Energy Solder Paste microalloyed with 0.05% nickel, solder joint integrity was maintained under the same operating conditions. The key lies in the synergistic suppression of grain boundary slip by the SnAgCu primary phase and the dispersed NiSn3 phase in the solder paste, while the slow-release mechanism of organic acids in the Flux system reduces the corrosion rate of copper substrates at high temperatures.

The printing process has a significant impact on the thermal fatigue resistance of solder paste. If the squeegee pressure exceeds 0.35MPa, it will cause solder paste particle breakage and reduce the metal powder ratio to 88.2%, leading to insufficient solder joint density after reflow. On a production line at a factory in Dongguan, we found that when the stencil aperture size was designed for a 0.3mm thick board but used on a 0.25mm thin board, the actual solder paste volume was 12.7% smaller. After thermal cycling, the IMC thickness at the bottom of BGA solder balls was uneven, with the thinnest point only 1.8μm, far below the ≥3.2μm standard required for reliability solder paste. This shows that solder paste selection must be evaluated in conjunction with specific board thickness, component layout, and heat dissipation paths, rather than relying solely on the thermal cycle count listed in the TDS parameter sheet.

The reflow peak temperature setting must match the activity window of the solder paste. For a new energy solder paste with a nominal melting point of 217°C, when the reflow time at a 235°C peak exceeds 65 seconds, the Cl? ion concentration in the flux residue rises to 0.11mg/cm2, accelerating electrochemical migration at the solder joint edges. However, when the peak temperature was reduced to 230°C and the time shortened to 48 seconds, the thermal fatigue life of the solder joints of the same solder paste increased by 37%. This is because the lower temperature slows down the abnormal growth rate of Cu-Sn intermetallic compounds and also avoids the coarsening and destabilization of Ag3Sn precipitates in the SnAg3.0Cu0.5 system.

The cleaning process is often overlooked, but for water-washable new energy solder paste, if the DI water flushing pressure exceeds 0.2MPa, it will wash out micropores in the incompletely cured IMC interface, which will become the preferred crack initiation sites under subsequent thermal stress. We recommend using segmented spraying: low-pressure wetting at 0.08MPa in the first stage, main cleaning at 0.15MPa in the middle stage, and rinsing at 0.05MPa in the final stage. This removes rosin derivatives without damaging the newly formed Cu6Sn5 layer. Ultimately, in the -40°C/125°C thermal shock test, the solder joint failure cycle was extended from 830 to 1120 cycles, fully verifying that solder paste, process, and cleaning must be matched in a closed loop to realize the true value of reliability solder paste.
